Almindelige substratmaterialer er aluminiumoxid (Al\u2082O\u2083), aluminiumnitrid (AlN) og berylliumoxid (BeO). Disse plader leder varmen langt bedre end organiske laminater. De kan ogs\u00e5 modst\u00e5 temperaturer p\u00e5 op til 350 \u00b0C for standard aluminiumoxid og endnu h\u00f8jere for SiC. Ingeni\u00f8rer v\u00e6lger keramiske printkort, n\u00e5r de har brug for h\u00f8j varmeledningsevne, stabil elektrisk ydeevne ved h\u00f8je frekvenser eller en varmeudvidelseskoefficient (CTE), der matcher siliciumchips. Vi serigraferer kredsl\u00f8bsm\u00f8nsteret p\u00e5 gr\u00f8n keramisk tape, stabler lag og br\u00e6nder derefter det hele ved 1600-1700 \u00b0C i en atmosf\u00e6re af reducerende gas (brint). Den h\u00f8je temperatur sintrer keramikken og metallet sammen til en monolitisk plade. HTCC fungerer godt til sm\u00e5 substrater med mange lag. Men den ekstreme br\u00e6nding for\u00e5rsager 15-20%-krympning; vi kompenserer for denne skalering under CAM-design. De ildfaste metaller har h\u00f8jere resistivitet end kobber, s\u00e5 HTCC-spor viser mere tab. Brug HTCC, n\u00e5r du har brug for mange lag (op til 10) og kan acceptere st\u00f8rre linjebredder. Vores fabrik kan holde 100 \u00b5m linje\/rum efter korrektion for krympning.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"lowtemperature-cofired-ceramic-ltcc\">Co-fyret keramik med lav temperatur (LTCC)<\/h3>\n\n\n\n<p>LTCC br\u00e6nder ved omkring 900 \u00b0C. Denne lavere temperatur giver os mulighed for at bruge \u00e6delmetalpasta - guld, s\u00f8lv eller guld-palladium. Substratet starter som et glaskeramisk kompositb\u00e5nd. Vi printer ledere, stanser hulrum med en laser eller mekanisk stans, fylder dem med pasta og laminerer lagene. Sambr\u00e6ndingen i en oxiderende ovn binder det hele sammen. LTCC giver bedre dimensionel kontrol end HTCC (kun 0,1-0,2% krympning), s\u00e5 vi opn\u00e5r finere linjer: Typisk 75 \u00b5m spor\/rum. Fordi det br\u00e6ndte metal er guld, kr\u00e6ver loddetinnet s\u00e6rlige bel\u00e6gninger. Vi tilf\u00f8jer ofte <a href=\"https:\/\/flj-pcb.com\/da\/pcb-manufacturer\/enig-pcb\/\" data-type=\"page\" data-id=\"2398\">ENIG (elektrol\u00f8s nikkel neds\u00e6nket i guld)<\/a>\u00a0som en sidste finish. LTCC udm\u00e6rker sig til RF- og mixed-signal-applikationer, fordi den dielektriske konstant er ensartet og har lavt tab.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"thick-film-ceramic-pcb\">Keramisk printkort med tyk film<\/h3>\n\n\n\n<p>Tykfilmsteknologi starter med et forbr\u00e6ndt keramisk substrat (normalt 96% aluminiumoxid). Vi screentrykker ledende, resistive og dielektriske pastaer lag for lag. Hvert lag br\u00e6ndes ved 850-1000 \u00b0C. Ledende pastaer er guld eller s\u00f8lv-palladium; dielektriske pastaer isolerer mellem lagene. Efter br\u00e6ndingen kan vi lasertrimme modstande med en tolerance p\u00e5 \u00b11%. Tykfilm er den billigste keramiske proces til prototyper og moderate m\u00e6ngder. Flerlags tykfilmskobber er en moderne variant: Vi printer kobberpasta og br\u00e6nder i kv\u00e6lstofatmosf\u00e6re. Det l\u00f8ser problemer med omkostninger til guldpasta og lodbarhed. AlN koster ca. 3\u00d7 mere, men s\u00e6nker forbindelsestemperaturen med over 20 \u00b0C i et 50 W-design. Det ekstra termiske spillerum kan fordoble systemets gennemsnitlige tid mellem fejl. Vores fabrik har b\u00e5de 96%- og 99,6%-aluminiumoxid-emner p\u00e5 lager i 4\u2033\u00d74\u2033- og 6\u2033\u00d78\u2033-paneler. AlN-emner er tilg\u00e6ngelige p\u00e5 foresp\u00f8rgsel med lidt l\u00e6ngere leveringstider.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\" id=\"key-advantages-of-ceramic-pcbs\">De vigtigste fordele ved keramiske printkort<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"exceptional-thermal-conductivity\">Enest\u00e5ende termisk ledningsevne<\/h3>\n\n\n\n<p>FR-4 leder varme med ca. 0,25 W\/m-K. Selv standard aluminiumoxid (24 W\/m-K) flytter varmen 96 gange hurtigere. Aluminiumnitrid klarer 170-230 W\/m-K. Det betyder, at et kobberplan p\u00e5 1 gram p\u00e5 keramik fungerer som en effektiv varmespreder. For eksempel vil et 2 mm bredt og 0,3 mm tykt kobberspor ved 100 A kun stige 5 \u00b0C over omgivelserne p\u00e5 en aluminiumoxidplade. Det samme spor p\u00e5 FR-4 ville blive overophedet og delaminere. Direkte komponentmontering p\u00e5 keramik eliminerer lag af termisk gr\u00e6nseflademateriale, hvilket reducerer den samlede modstand mellem forbindelsen og omgivelserne.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"hightemperature-resistance\">Modstandsdygtighed over for h\u00f8je temperaturer<\/h3>\n\n\n\n<p>Vores HTCC- og tykfilmsaluminiumoxidplader arbejder kontinuerligt ved 350 \u00b0C. SiC-plader kan klare mere end 800 \u00b0C. Traditionel FR-4 har en glasovergangstemperatur (Tg) p\u00e5 130-170 \u00b0C; det bliver bl\u00f8dt og svigter langt under 200 \u00b0C. Denne h\u00f8je temperaturtolerance g\u00f8r keramiske printkort uundv\u00e6rlige til borev\u00e6rkt\u00f8jer i borehuller, missilstyring og sensorer under motorhjelmen p\u00e5 biler.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"low-cte-matching-silicon-and-ceramic-packages\">Silikone- og keramikpakker med lav CTE-matchning<\/h3>\n\n\n\n<p>Siliciumchips udvider sig med ca. 2,6 ppm\/\u00b0C. Blyfri keramiske chipb\u00e6rere (LCCC) har en CTE p\u00e5 6-7 ppm\/\u00b0C. FR-4 udvider sig med 14-17 ppm\/\u00b0C. I vores p\u00e5lidelighedstest overlever keramik-til-LCCC-loddeforbindelser 2.000 termiske chokcyklusser (-55 \u00b0C til +125 \u00b0C) uden revnev\u00e6kst, mens de samme forbindelser p\u00e5 FR-4 svigter efter 500 cyklusser.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"superior-electrical-insulation-and-highfrequency-performance\">Overlegen elektrisk isolering og h\u00f8jfrekvent ydeevne<\/h3>\n\n\n\n<p>Dielektrisk styrke overstiger 20 kV\/mm p\u00e5 aluminiumoxid. Denne reduktion reducerer krydstale og forbedrer n\u00f8jagtigheden af analog-til-digital konvertering.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"mechanical-strength-and-longterm-stability\">Mekanisk styrke og langtidsstabilitet<\/h3>\n\n\n\n<p>P\u00e5 trods af at de er sk\u00f8re, har keramiske substrater h\u00f8j trykstyrke (aluminiumoxid ~2.000 MPa). De modst\u00e5r kemisk erosion fra br\u00e6ndstoffer, syrer og reng\u00f8ringsmidler. Fugtabsorptionen er n\u00e6r nul, s\u00e5 de elektriske egenskaber \u00e6ndrer sig ikke. En 2-lags 96% aluminiumoxidplade (100 \u00d7 80 mm) koster ca. $0,8-1,2\/cm\u00b2 i volumen (mere end 100 stk.). En tilsvarende FR-4-plade med fire lag koster $0,10\/cm\u00b2. Men systemomkostningerne fort\u00e6ller en anden historie. Keramik eliminerer behovet for termiske puder, varmespredere og store k\u00f8lelegemer. For en 50 W str\u00f8mforsyning overstiger besparelserne p\u00e5 k\u00f8lehardware og monteringsarbejde ofte $10 pr. enhed. Den keramiske version reducerer ogs\u00e5 returnering i marken. Men n\u00e5r du rammer en termisk mur, l\u00f8ser keramik problemet.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\" id=\"how-to-manufacture-a-ceramic-pcb\">Hvordan fremstiller man et keramisk printkort?<\/h2>\n\n\n\n<p>Vi bruger fire hovedproduktionsstr\u00f8mme p\u00e5 vores fabrik. Vi kan integrere induktorer og kondensatorer inde i stakken.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"thick-film-process\">Tykfilmsproces<\/h3>\n\n\n\n<ol class=\"wp-block-list\">\n<li>Start med et f\u00e6rdigbr\u00e6ndt aluminiumoxid-substrat.<\/li>\n\n\n\n<li>Screenprint lederlag (guld eller s\u00f8lv-palladium), t\u00f8r og br\u00e6nd ved 850-1000 \u00b0C.<\/li>\n\n\n\n<li>Print dielektrisk lag for at isolere, og br\u00e6nd derefter.<\/li>\n\n\n\n<li>Gentag for hvert lag. For tykfilmskobber, print og br\u00e6nd i nitrogen.<\/li>\n\n\n\n<li>P\u00e5f\u00f8r endelig overglasur eller loddemaske (hvis n\u00f8dvendigt).<\/li>\n\n\n\n<li>Lasertrim-modstande til v\u00e6rdi.<\/li>\n<\/ol>\n\n\n\n<p>Typiske specifikationer for tykfilm: linje\/rum 125 \u00b5m, via-diameter 0,3 mm, op til 4 lederlag, f\u00e6rdig kobbertykkelse 10-15 \u00b5m pr. lag.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\" id=\"direct-plated-copper-dpc-and-direct-bonded-copper-dcb\">Direkte belagt kobber (DPC) og direkte bundet kobber (DCB)<\/h3>\n\n\n\n<p>Det er enklere metoder til enkelt- eller dobbeltsidede plader. DPC sputter-deponerer et kobber seed-lag p\u00e5 keramik og elektroplader derefter til den \u00f8nskede tykkelse. DCB binder en tyk kobberfolie (0,1-0,3 mm) direkte p\u00e5 aluminiumoxid eller AlN ved h\u00f8j temperatur i nitrogen. Vi bruger DPC til LED-pakker og DCB til IGBT-moduler med h\u00f8j str\u00f8mstyrke. Begge leverer fremragende termisk ydeevne med kobbertykkelser p\u00e5 op til 300 \u00b5m.<\/p>\n\n\n\n<p>Vores fabrik har standard panelst\u00f8rrelser: 4\u2033\u00d74\u2033, 5\u2033\u00d75\u2033, 6\u2033\u00d78\u2033 og 8\u2033\u00d710\u2033. Antallet af lag varierer fra 1 til 6 for tyk film og op til 10 for HTCC\/LTCC. Vi opn\u00e5r 75 \u00b5m linje\/rum p\u00e5 LTCC, 100 \u00b5m p\u00e5 HTCC.
