In der Elektronik fallen Teile aus, wenn sie zu hei\u00df werden. Ihre Zuverl\u00e4ssigkeit sinkt. Deshalb ist es sehr wichtig, Leiterplatten gut zu k\u00fchlen.<\/p>\n\n\n\n<p>Beim thermischen Design ist die Leiterplatte der Haupttr\u00e4ger der W\u00e4rme. Die W\u00e4rme auf einer Leiterplatte kommt von drei Stellen:<\/p>\n\n\n\n<ol class=\"wp-block-list\">\n<li>W\u00e4rme von elektronischen Teilen.<\/li>\n\n\n\n<li>W\u00e4rme von der Leiterplatte selbst.<\/li>\n\n\n\n<li>W\u00e4rme, die aus anderen Teilen des Systems stammt.<\/li>\n<\/ol>\n\n\n\n<p>Unter diesen drei ist die W\u00e4rme von Teilen die gr\u00f6\u00dfte. Sie ist die Hauptw\u00e4rmequelle. Die n\u00e4chste ist die von der Leiterplatte erzeugte W\u00e4rme. Die W\u00e4rme, die von au\u00dfen kommt, h\u00e4ngt von der thermischen Auslegung des gesamten Systems ab.<\/p>\n\n\n\n<p>Beim realen Leiterplattendesign m\u00fcssen Ingenieure \u00fcber viele K\u00fchlungselemente nachdenken. Dazu geh\u00f6ren das Leiterplattenmaterial, die Auswahl der Bauteile und das Layout der Bauteile. Warum die PCB-K\u00fchlung wichtig ist<\/h2>\n\n\n\n<p>Die Optimierung der K\u00fchlung beim Leiterplattendesign ist entscheidend f\u00fcr die Zuverl\u00e4ssigkeit und Langlebigkeit der Ger\u00e4te. Sie m\u00fcssen gleichzeitig Layout, Routing, Material und Struktur ber\u00fccksichtigen. Im Folgenden finden Sie systematische K\u00fchlungsstrategien.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">2. Materialien und Stack-up-Optimierung<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Grundmaterialien mit hoher W\u00e4rmeleitf\u00e4higkeit<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Verwenden Sie FR-4 mit einer h\u00f6heren W\u00e4rmeleitf\u00e4higkeit (z. B. \u2265 1,0 W\/m-K) oder Metallkernplatten.<\/li>\n\n\n\n<li>Sockelleisten aus Aluminium haben eine W\u00e4rmeleitf\u00e4higkeit von etwa 5 bis 10 W\/m-K.<\/li>\n\n\n\n<li>F\u00fcr Hochfrequenzszenen sollten Sie Keramikplatten in Betracht ziehen. Falls erforderlich, f\u00fcgen Sie thermische Isolierschlitze hinzu.<\/li>\n\n\n\n<li>Platzieren Sie Bauteile mit hoher Leistung in der N\u00e4he von Platinenr\u00e4ndern oder an Stellen, an denen ein K\u00fchlk\u00f6rper montiert werden kann.<\/li>\n<\/ul>\n\n\n\n<h3 class=\"wp-block-heading\">Thermische Kanalgestaltung<\/h3>\n\n\n\n<p>Ein gutes Beispiel f\u00fcr einen thermischen Pfad:<\/p>\n\n\n\n<pre class=\"wp-block-code\"><code>[Leistungs-IC] \u2192 [Anordnung von Durchkontaktierungen] \u2192 [Innere Kupferebene] \u2192 [W\u00e4rmeleitpad am Rand der Leiterplatte]\n          \u2198 [Externer K\u00fchlk\u00f6rper]\n<\/code><\/pre>\n\n\n\n<p>Der W\u00e4rmepfad zeigt, wie die W\u00e4rme vom IC zu den Durchkontaktierungen, dann zum internen Kupfer und dann zum Rand der Leiterplatte oder zu einem externen K\u00fchlk\u00f6rper gelangt.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">4. Kupferguss und Kupferw\u00e4rmeverbesserungen<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Optimierung des Kupfergusses<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Erstellen Sie massive Kupferfl\u00e4chen unter Leistungsteilen. Die Kupferfl\u00e4che sollte mindestens das Dreifache der Bauteilfl\u00e4che betragen.<\/li>\n\n\n\n<li>Verwenden Sie nach M\u00f6glichkeit Kupfergitterformen. Mesh verringert die thermische Belastung. Die Arrays sollten mindestens 5 \u00d7 5 gro\u00df sein.<\/li>\n\n\n\n<li>Bef\u00fcllungsschema:\n<ul class=\"wp-block-list\">\n<li>Kostenvorteil: Verwendung harzgef\u00fcllter Vias.<\/li>\n\n\n\n<li>F\u00fcr beste W\u00e4rme\u00fcbertragung: Verwenden Sie galvanisch gef\u00fcllte Durchkontaktierungen. Externe K\u00fchlung und Integration auf Boardebene<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Integration der K\u00fchlung auf Board-Ebene<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Lassen Sie die L\u00f6cher f\u00fcr die Montage des K\u00fchlk\u00f6rpers frei. Forcierte Luftk\u00fchlung<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Layout zur Anpassung an den Luftstrom<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Richten Sie die W\u00e4rmeteile in Richtung des Luftstroms aus. Dies verhindert eine \u00dcberhitzung der nachgeschalteten Teile.<\/li>\n\n\n\n<li>Lassen Sie um hohe Teile herum mindestens 3 mm Luftstrecke frei.<\/li>\n\n\n\n<li>F\u00fcgen Sie Kan\u00e4le auf Platinebene hinzu, um den Luftstrom zu lenken und die K\u00fchlwege zu verbessern.<\/li>\n<\/ul>\n\n\n\n<h2 class=\"wp-block-heading\">8. K\u00fchlung \u00fcber die Leiterplatte selbst<\/h2>\n\n\n\n<p>\u00dcbliche Leiterplatten-Basismaterialien sind kupferkaschiertes Epoxid-Glasgewebe oder Phenol-Glasgewebe. Es gibt einige wenige Leiterplatten, die kupferkaschierte Leiterplatten auf Papierbasis verwenden. Diese Materialien haben gute elektrische und verarbeitungstechnische Eigenschaften, leiten aber die W\u00e4rme nicht gut. Bei hei\u00dfen Teilen k\u00f6nnen Sie sich nicht darauf verlassen, dass das Leiterplattenharz die W\u00e4rme ableitet. Die W\u00e4rme muss von der Oberfl\u00e4che des Teils an die Luft abgegeben werden.<\/p>\n\n\n\n<p>Heutzutage ist die Elektronik kompakter. Die Teile liegen eng beieinander und erzeugen mehr W\u00e4rme. Die kleine Oberfl\u00e4che der Bauteile reicht nicht aus, um sie zu k\u00fchlen. Au\u00dferdem sind viele oberfl\u00e4chenmontierte Teile wie QFP und <a href=\"https:\/\/flj-pcb.com\/de\/pcb-assembly\/bga-assmebly\/\" data-type=\"page\" data-id=\"1921\">BGA<\/a> W\u00e4rme in die Leiterplatte zu leiten. Die beste L\u00f6sung ist also, die F\u00e4higkeit der Leiterplatte, W\u00e4rme abzuf\u00fchren, zu verbessern. Lassen Sie die Leiterplatte die W\u00e4rme leiten oder abstrahlen.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Auswahl des Teilepakets<\/h3>\n\n\n\n<ol class=\"wp-block-list\">\n<li>Lesen Sie bei der Planung des thermischen Designs die Geh\u00e4usedaten und die W\u00e4rmeleitf\u00e4higkeitsspezifikationen.<\/li>\n\n\n\n<li>Sorgen Sie f\u00fcr einen guten W\u00e4rmepfad zwischen dem Geh\u00e4use und der Platine.<\/li>\n\n\n\n<li>Vermeiden Sie Luftspalten auf dem W\u00e4rmepfad. Falls L\u00fccken vorhanden sind, f\u00fcllen Sie diese mit thermischen Materialien.<\/li>\n<\/ol>\n\n\n\n<h2 class=\"wp-block-heading\">12. Der Kerngedanke: W\u00e4rmewiderstand minimieren<\/h2>\n\n\n\n<p>Beim thermischen Design geht es darum, den W\u00e4rmewiderstand so gering wie m\u00f6glich zu halten. Probieren Sie viele Optionen aus und verwenden Sie f\u00fcr jede eine Simulation. Lassen Sie bei Prototypen mehrere K\u00fchloptionen auf der Platine. Beispiele: L\u00f6cher f\u00fcr die Montage von K\u00fchlk\u00f6rpern, Thermoelement-Testpunkte und ein L\u00fcfteranschluss. Dies erleichtert die Abstimmung.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">13. Schlussnoten<\/h2>\n\n\n\n<p>F\u00fcr ein gutes thermisches Design sind sowohl Layoutregeln als auch die Wahl der Leiterplatte von Bedeutung.
