Steigt die Temperatur zu schnell an, schmelzen kleine Bauteile, w\u00e4hrend gro\u00dfe L\u00f6tpads noch W\u00e4rme aufnehmen. Dies f\u00fchrt zu kalten L\u00f6tstellen. Steigt die Temperatur zu langsam an, trocknet das Flussmittel vorzeitig aus, was zu einer schlechten Benetzung f\u00fchrt.\n        <\/li>\n        <li>\n            <strong>Temperaturempfindlichkeit von Sensorkomponenten<\/strong>: Luftdruck-, optische oder akustische Sensoren enthalten oft sehr winzige mechanische Strukturen oder Kalibrierschaltungen. Eine zu lange Verweildauer oberhalb der Liquidusgrenze (TAL) oder eine zu hohe Spitzentemperatur kann zu einer Verformung des Polymers im Inneren oder zu einer dauerhaften Parameterdrift f\u00fchren.\n        <\/li>\n        <li>\n            <strong>Kleinsttechnische Herausforderungen bei Fine-Pitch-Geh\u00e4usen<\/strong>: Das W\u00e4rmeleitpad unter QFN- (Quad Flat No-lead) und WLCSP- (Wafer-Level Chip-Scale Package) Bauteilen kann w\u00e4hrend der Ausgasung leicht Gas einschlie\u00dfen und Hohlr\u00e4ume bilden. Dies ist besonders wichtig, um Hohlr\u00e4ume unter QFN-Geh\u00e4usen zu vermeiden.<\/p>\n\n    <h3>3. Reflow-Phase: Pr\u00e4zise Steuerung der Spitzentemperatur und des TAL<\/h3>\n    <p>Der Schmelzpunkt von bleifreiem Lot (wie SAC305) liegt bei 217 \u00b0C. Bei Sensorplatinen mit hoher Best\u00fcckungsdichte bewegen wir uns auf einem schmalen Grat zwischen \u201cdurchl\u00f6ten\u201d und \u201cnicht \u00fcberhitzen\u201d.<\/p>\n    <p><strong>Strategie<\/strong>: Die Spitzentemperatur zwischen <strong>235 \u00b0C und 242 \u00b0C<\/strong> (etwas niedriger als die Standardtemperatur von 245 \u00b0C, um den Sensor zu sch\u00fctzen). Die Zeit oberhalb des Liquidus (TAL) sollte <strong>45 bis 60 Sekunden<\/strong>. Diese Zeit reicht aus, damit das Lot vollst\u00e4ndig benetzt und eine zuverl\u00e4ssige intermetallische Verbindung (IMC) bildet. Au\u00dferdem wird dadurch die Zeit minimiert, in der der Sensor hoher Hitze ausgesetzt ist.<\/p>\n\n    <h3>4. Abk\u00fchlphase: Verfeinerung der Kornstruktur<\/h3>\n    <p>Die Abk\u00fchlgeschwindigkeit wirkt sich direkt auf die mechanische Festigkeit der L\u00f6tstellen aus.<\/p>\n    <p><strong>Strategie<\/strong>: Halten Sie eine Abk\u00fchlkurve von <strong>2,0 \u00b0C\/s bis 4,0 \u00b0C\/s<\/strong>. Ist der Vorgang zu langsam, ist die Kornstruktur der L\u00f6tstelle grob und die thermische Erm\u00fcdungsfestigkeit gering.
