Hoy hablaremos de la tecnolog\u00eda de montaje superficial, o SMT. SMT es el m\u00e9todo de montaje m\u00e1s com\u00fan en la electr\u00f3nica moderna.<\/p><p data-start=\"34\" data-end=\"306\"><img fetchpriority=\"high\" decoding=\"async\" class=\"alignnone size-full wp-image-3478\" src=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/smt_1.webp\" alt=\"smt\" width=\"700\" height=\"430\" srcset=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/smt_1.webp 700w, https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/smt_1-300x184.webp 300w\" sizes=\"(max-width: 700px) 100vw, 700px\" \/><\/p><p data-start=\"308\" data-end=\"819\">SMT son las siglas en ingl\u00e9s de tecnolog\u00eda de montaje en superficie. Tambi\u00e9n se denomina ensamblaje de montaje superficial o montaje de montaje superficial. Se trata de un conjunto de procesos utilizados en el montaje de componentes electr\u00f3nicos. SMT coloca componentes sin cables largos o con cables cortos en la superficie de una placa de circuito impreso u otros sustratos. Estos componentes suelen denominarse SMC o SMD, que significa componentes de montaje superficial. Las piezas SMT se sueldan a la placa mediante m\u00e9todos como la soldadura por reflujo o la soldadura por ola. As\u00ed se forma un circuito completo.<\/p><p data-start=\"821\" data-end=\"1137\">En comparaci\u00f3n con otros tipos de encapsulado m\u00e1s antiguos, el SMT plantea mayores exigencias al encapsulado de chips. Los tipos de encapsulado avanzados actuales incluyen el encapsulado a nivel de oblea (WLP), el encapsulado tridimensional (3DP) y el sistema en paquete (SiP). Estos tipos requieren un control de procesos m\u00e1s estricto, tolerancias m\u00e1s estrictas y conocimientos de fabricaci\u00f3n m\u00e1s avanzados.<\/p><h2 data-start=\"1139\" data-end=\"1178\">\u00bfQu\u00e9 es el empaquetado a nivel de oblea (WLP)?<\/h2><p data-start=\"1180\" data-end=\"1402\">El Wafer Level Packaging, o WLP, es un m\u00e9todo de envasado avanzado. El WLP ha crecido r\u00e1pidamente en los \u00faltimos a\u00f1os. Se utiliza porque permite fabricar paquetes peque\u00f1os, ofrece un buen rendimiento el\u00e9ctrico, ayuda a disipar el calor y reduce los costes.<\/p><p data-start=\"1404\" data-end=\"1675\">El WLP es diferente del envasado tradicional porque las etapas del envasado tienen lugar mientras los chips est\u00e1n todav\u00eda en la oblea. Se puede colocar una capa protectora en la parte superior o inferior de la oblea. A continuaci\u00f3n se realizan las conexiones de E\/S. A continuaci\u00f3n, la oblea se corta en chips individuales.<\/p><p data-start=\"1677\" data-end=\"1729\">La WLP tiene varias ventajas claras sobre los m\u00e9todos antiguos.<\/p><ol data-start=\"1731\" data-end=\"2929\"><li data-start=\"1731\" data-end=\"1943\"><p data-start=\"1734\" data-end=\"1943\"><strong data-start=\"1734\" data-end=\"1757\">Envase peque\u00f1o.<\/strong><br data-start=\"1757\" data-end=\"1760\" \/>Dado que el WLP no necesita uniones de cables, almohadillas de uni\u00f3n ni un molde de pl\u00e1stico, el encapsulado no tiene que extenderse m\u00e1s all\u00e1 de la matriz. Por tanto, el tama\u00f1o del encapsulado WLP es pr\u00e1cticamente el mismo que el del chip.<\/p><\/li><li data-start=\"1945\" data-end=\"2145\"><p data-start=\"1948\" data-end=\"2145\"><strong data-start=\"1948\" data-end=\"1968\">Alta velocidad de datos.<\/strong><br data-start=\"1968\" data-end=\"1971\" \/>WLP suele utilizar interconexiones m\u00e1s cortas que las piezas tradicionales de conexi\u00f3n por cable. Cuando el sistema necesita alta velocidad o alta frecuencia, los trayectos m\u00e1s cortos ofrecen un mejor rendimiento de la se\u00f1al.<\/p><\/li><li data-start=\"2147\" data-end=\"2337\"><p data-start=\"2150\" data-end=\"2337\"><strong data-start=\"2150\" data-end=\"2178\">Alta densidad de conexiones.<\/strong><br data-start=\"2178\" data-end=\"2181\" \/>WLP puede utilizar conexiones de \u00e1rea y no s\u00f3lo de borde. Esto permite a los dise\u00f1adores colocar muchas m\u00e1s conexiones por unidad de superficie entre el chip y la placa.<\/p><\/li><li data-start=\"2339\" data-end=\"2554\"><p data-start=\"2342\" data-end=\"2554\"><strong data-start=\"2342\" data-end=\"2371\">Ciclo de producci\u00f3n m\u00e1s corto.<\/strong><br data-start=\"2371\" data-end=\"2374\" \/>Como el envasado se realiza a nivel de oblea, los pasos desde la fabricaci\u00f3n de la matriz hasta la pieza envasada acabada son m\u00e1s sencillos. Esto reduce el n\u00famero de pasos del proceso y acorta el plazo de entrega.<\/p><\/li><li data-start=\"2556\" data-end=\"2929\"><p data-start=\"2559\" data-end=\"2929\"><strong data-start=\"2559\" data-end=\"2582\">Menor coste del proceso.<\/strong><br data-start=\"2582\" data-end=\"2585\" \/>WLP realiza el empaquetado y las pruebas a nivel de oblea y se beneficia del procesamiento por lotes. El coste por dispositivo puede disminuir cuando en cada oblea caben m\u00e1s troqueles buenos. Tendencias como el menor tama\u00f1o de los troqueles y el mayor di\u00e1metro de las obleas tambi\u00e9n reducen el coste por dispositivo. WLP aprovecha al m\u00e1ximo las herramientas de fabricaci\u00f3n de obleas, por lo que el coste de capital por dispositivo empaquetado suele ser menor.<\/p><\/li><\/ol><p data-start=\"2931\" data-end=\"3185\">En la actualidad, el WLP se utiliza ampliamente en piezas como memorias flash, EEPROM, DRAM de alta velocidad, SRAM, controladores de LCD, dispositivos de RF, chips l\u00f3gicos, chips de gesti\u00f3n de potencia y muchos dispositivos anal\u00f3gicos como reguladores, sensores de temperatura, controladores, op amperios y amplificadores de potencia.<\/p><h2 data-start=\"3187\" data-end=\"3232\">\u00bfQu\u00e9 es el envasado tridimensional (3DP)?<\/h2><p data-start=\"3234\" data-end=\"3667\">El envasado tridimensional, o 3DP, es una t\u00e9cnica de apilamiento. Incluye elementos como los generadores de im\u00e1genes CIS, los paquetes MEMS y los paquetes de dispositivos est\u00e1ndar. La idea es apilar dos o m\u00e1s chips verticalmente dentro de un paquete, sin cambiar la huella del paquete. De este modo, los dise\u00f1adores pueden crear funciones de sistema m\u00e1s amplias y mejores prestaciones dentro de un mismo paquete. El empaquetado 3D comenz\u00f3 con las memorias flash apiladas (NOR, NAND) y la SDRAM apilada.<\/p><p data-start=\"3669\" data-end=\"3883\">Las principales caracter\u00edsticas de la 3DP son la integraci\u00f3n multifunci\u00f3n y el alto rendimiento. Tambi\u00e9n proporciona gran capacidad y alta densidad. La funci\u00f3n por unidad de volumen aumenta mucho, lo que puede abaratar el coste de algunas aplicaciones.<\/p><h2 data-start=\"3885\" data-end=\"3920\">\u00bfQu\u00e9 es el sistema en paquete (SiP)?<\/h2><p data-start=\"3922\" data-end=\"4384\">El sistema en paquete, o SiP (System-in-Package), integra muchos chips funcionales diferentes dentro de un \u00fanico paquete. Puede incluir procesadores, memoria y otras piezas. Un ensamblaje SiP tiene m\u00faltiples troqueles en estructuras estratificadas. El paquete act\u00faa como un peque\u00f1o sistema o subsistema. SiP busca un mayor rendimiento, m\u00e1s funciones y un procesamiento m\u00e1s r\u00e1pido. Al mismo tiempo, SiP reduce el espacio que los dispositivos necesitan dentro de un producto. Este es un camino hacia lo que la gente llama un sistema convergente.<\/p><p data-start=\"4386\" data-end=\"4409\">SiP tiene dos caracter\u00edsticas clave:<\/p><ol data-start=\"4411\" data-end=\"4732\"><li data-start=\"4411\" data-end=\"4576\"><p data-start=\"4414\" data-end=\"4576\">Re\u00fane en un solo paquete chips con distintas tecnolog\u00edas de proceso y diferentes funciones. Esto permite que la pieza final act\u00fae como un potente m\u00f3dulo del sistema.<\/p><\/li><li data-start=\"4577\" data-end=\"4732\"><p data-start=\"4580\" data-end=\"4732\">Traslada las piezas discretas que antes se asentaban en la placa de circuito impreso a una estructura multicapa integrada dentro del envase. Esto hace que el sistema final sea mucho m\u00e1s peque\u00f1o.<\/p><\/li><\/ol><p data-start=\"4734\" data-end=\"5104\">El embalaje cumple dos funciones principales. En primer lugar, conecta el interior del chip con el circuito exterior. En segundo lugar, protege el chip y sus conexiones. Cada uno de estos tres m\u00e9todos avanzados de embalaje tiene sus propios puntos fuertes. Se adaptan a diferentes necesidades de aplicaci\u00f3n. Aunque todav\u00eda no son universales, apuntan hacia el futuro. El tiempo dir\u00e1 cu\u00e1l se convertir\u00e1 en el m\u00e9todo m\u00e1s com\u00fan.<\/p><h2 data-start=\"5106\" data-end=\"5147\">Diferencias entre PCB, SMT y PCBA<\/h2><p data-start=\"5149\" data-end=\"5206\">Una gu\u00eda clara y breve ayuda cuando la gente confunde estos t\u00e9rminos.<\/p><ol data-start=\"5208\" data-end=\"5731\"><li data-start=\"5208\" data-end=\"5327\"><p data-start=\"5211\" data-end=\"5327\"><strong data-start=\"5211\" data-end=\"5218\">PCB<\/strong> significa placa de circuito impreso. Es la placa bruta utilizada en el procesamiento SMT. Un PCB es un producto semiacabado.<\/p><\/li><li data-start=\"5328\" data-end=\"5477\"><p data-start=\"5331\" data-end=\"5477\"><strong data-start=\"5331\" data-end=\"5338\">SMT<\/strong> significa tecnolog\u00eda de montaje en superficie. Es el proceso que ensambla los componentes en la placa de circuito impreso. SMT es el proceso de montaje m\u00e1s com\u00fan hoy en d\u00eda.<\/p><\/li><li data-start=\"5478\" data-end=\"5731\"><p data-start=\"5481\" data-end=\"5731\"><strong data-start=\"5481\" data-end=\"5489\">PCBA<\/strong> significa montaje de placa de circuito impreso. PCBA incluye SMT m\u00e1s servicios adicionales. PCBA a\u00f1ade el aprovisionamiento de componentes, las pruebas y el montaje final. Es un modelo de servicio integral para el cliente. PCBA muestra la direcci\u00f3n del desarrollo de los servicios de f\u00e1brica.<\/p><\/li><\/ol><p data-start=\"5733\" data-end=\"5941\">Para un producto electr\u00f3nico acabado, los pasos suelen ser los siguientes: PCB \u2192 SMT \u2192 PCBA. La producci\u00f3n de PCB implica muchos pasos complejos. En comparaci\u00f3n, la fabricaci\u00f3n SMT es relativamente sencilla. Premontaje: Preparaci\u00f3n de la almohadilla de soldadura<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Antes del montaje, todas las almohadillas que vayan a alojar piezas de montaje superficial deben estar planas y limpias. Estas almohadillas son lugares donde se asientan la soldadura, la plata de inmersi\u00f3n o el oro de inmersi\u00f3n. No tienen orificios pasantes. La gente llama a estas caracter\u00edsticas almohadillas de soldadura.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">2. Aplicaci\u00f3n de pasta de soldadura<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">La pasta de soldadura es una mezcla pegajosa de polvo met\u00e1lico y fundente. El metal utilizado en muchas pastas de soldadura sol\u00eda ser esta\u00f1o-plomo. Hoy en d\u00eda, muchas f\u00e1bricas utilizan aleaciones sin plomo. Un impresor de pasta de soldadura utiliza una plantilla de acero inoxidable o n\u00edquel para aplicar pasta de soldadura a los pads. Recogida y colocaci\u00f3n de componentes<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Tras la impresi\u00f3n de la pasta de soldadura, la placa pasa a las m\u00e1quinas de recogida y colocaci\u00f3n sobre una cinta transportadora. La placa se alinea y espera las piezas. Las piezas a colocar suelen estar en tubos de cinta de papel o pl\u00e1stico. Un alimentador carga estas piezas en la m\u00e1quina SMT pick-and-place. Los circuitos integrados m\u00e1s grandes van en bandejas antiest\u00e1ticas. La m\u00e1quina \"pick and place\" recoge un componente de la cinta o bandeja y lo coloca sobre la pasta de soldadura de la placa de circuito impreso. La pegajosidad de la pasta de soldadura mantiene la pieza en su sitio.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">4. Soldadura por reflujo: Procesado en horno<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">A continuaci\u00f3n, la PCB pasa al horno de reflujo. Un horno de reflujo tiene primero una zona de precalentamiento. La placa y las piezas se calientan lentamente. A continuaci\u00f3n, la placa pasa a una zona de alta temperatura. La pasta de soldadura se funde y une los pads a las piezas. La tensi\u00f3n superficial de la soldadura fundida ayuda a mantener las piezas en su sitio. La tensi\u00f3n superficial tambi\u00e9n puede hacer que las piezas ligeramente desalineadas vuelvan a su posici\u00f3n correcta.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">5. M\u00e9todos comunes de soldadura por reflujo<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Existen muchos m\u00e9todos de reflujo. Uno utiliza l\u00e1mparas de infrarrojos y se denomina reflujo por infrarrojos. Otro utiliza la convecci\u00f3n de aire caliente. Un m\u00e9todo popular utiliza un l\u00edquido especial de fluorocarbono de alto punto de ebullici\u00f3n. Este m\u00e9todo se denomina reflujo en fase vapor. Tras las normas sobre ausencia de plomo y la preocupaci\u00f3n por el medio ambiente, muchas f\u00e1bricas redujeron el uso de fluorocarburos. Antes de 2008, era habitual el reflujo por convecci\u00f3n de aire o nitr\u00f3geno. Cada m\u00e9todo tiene sus pros y sus contras. Con los infrarrojos, el dise\u00f1o de la placa debe garantizar que las piezas cortas no queden a la sombra de las m\u00e1s altas. Pero si el proceso se realiza por reflujo en fase vapor o convecci\u00f3n, la ubicaci\u00f3n de las piezas puede ser menos preocupante.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">6. Soldadura manual de componentes especiales<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Durante la etapa de reflujo, algunos componentes inusuales o sensibles al calor necesitan soldadura manual. Para trabajos manuales de mayor envergadura, se utilizan herramientas de infrarrojos o convecci\u00f3n para completar la soldadura por reflujo de esas piezas.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">7. Procesado de PCB de doble cara<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Si la PCB es de doble cara, la impresi\u00f3n, colocaci\u00f3n y reflujo se repiten para la otra cara. A menudo se utiliza pasta de soldar o cola roja para fijar los componentes. Si es necesario soldar por ola posteriormente, el pegamento mantiene las piezas en su sitio durante el proceso de ola para que no se caigan al exponerlas a la soldadura fundida.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">8. Limpieza posterior a la soldadura<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Tras la soldadura, la placa puede limpiarse para eliminar los residuos de fundente y las bolas de soldadura que pueden provocar cortocircuitos. El fundente de colofonia puede eliminarse con disolventes de fluorocarbono, disolventes de hidrocarburo de alto punto de inflamaci\u00f3n o disolventes de bajo punto de inflamaci\u00f3n, como los limpiadores a base de c\u00edtricos. Los fundentes solubles en agua se lavan con agua desionizada y soluciones limpiadoras, y despu\u00e9s se secan con cuchillas de aire para eliminar r\u00e1pidamente el agua de la superficie. Sin embargo, muchas l\u00edneas de producci\u00f3n SMT utilizan ahora fundentes no-clean. El flux no-clean deja residuos en la placa. Esto ahorra costes de limpieza, mejora el rendimiento y reduce los residuos.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">9. Normas de limpieza SMT (requisitos IPC)<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Algunas normas de producci\u00f3n SMT, como las de IPC (Association Connecting Electronics Industries), exigen niveles de limpieza espec\u00edficos para garantizar la limpieza de la placa. Incluso algunos residuos de fundente sin limpiar deben eliminarse seg\u00fan las normas IPC en determinados casos. Una limpieza adecuada puede eliminar fundentes invisibles a simple vista, adem\u00e1s de otros tipos de suciedad y contaminaci\u00f3n. No todas las f\u00e1bricas siguen las normas del IPC o revelan que cumplen los niveles del IPC. En la pr\u00e1ctica, muchos fabricantes aplican normas a\u00fan m\u00e1s estrictas que la CIP.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">10. Inspecci\u00f3n final y retrabajo<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Por \u00faltimo, la placa se somete a una inspecci\u00f3n visual para comprobar si faltan piezas, si est\u00e1 mal orientada, si hay juntas fr\u00edas, puentes de soldadura, etc\u00e9tera. Si las placas fallan, se env\u00edan a estaciones de reparaci\u00f3n para que las repasen. Entre las pruebas m\u00e1s habituales se encuentran la ICT (prueba en circuito) o la FCT (prueba de circuito funcional). These types require stricter process control, tighter tolerances, and more advanced manufacturing skills.<\\\/p><h2 data-start=\\\"1139\\\" data-end=\\\"1178\\\">What is Wafer Level Packaging (WLP)?<\\\/h2><p data-start=\\\"1180\\\" data-end=\\\"1402\\\">Wafer Level Packaging, or WLP, is an advanced packaging method. WLP has grown fast in recent years. People use it because it makes small packages, gives good electrical performance, helps heat dissipation, and lowers cost.<\\\/p><p data-start=\\\"1404\\\" data-end=\\\"1675\\\">WLP is different from traditional packaging because the package steps happen while the chips are still on the wafer. A protective layer can be attached to the top or bottom of the wafer. Then the I\\\/O connections are made. It includes things like CIS imagers, MEMS packages, and standard device packages. The idea is to stack two or more chips vertically inside one package, without changing the package footprint. This way designers can create larger system functions and better performance inside a single package. 3D packaging began with stacked flash memories (NOR, NAND) and stacked SDRAM.<\\\/p><p data-start=\\\"3669\\\" data-end=\\\"3883\\\">Main features of 3DP include multi-function integration and high performance. Today we will talk about surface mount technology, or SMT. SMT is the most common assembly method in modern electronics.<\/p><p data-start=\"34\" data-end=\"306\"><img class=\"alignnone size-full wp-image-3478\" src=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/smt_1.webp\" alt=\"smt\" width=\"700\" height=\"430\" \/><\/p><p data-start=\"308\" data-end=\"819\">SMT stands for Surface Mount Technology. People also call it surface mount assembly or surface mount mounting. It is a set of processes used in electronics assembly. SMT places components that have no long leads or only short leads onto the surface of a printed circuit board, or other substrates. Those components are usually called SMC or SMD, which means surface mount components. SMT parts are soldered to the board by methods like reflow soldering or wave soldering. This forms a complete circuit assembly.<\/p><p data-start=\"821\" data-end=\"1137\">Compared with older package styles, SMT puts higher demands on chip packaging. Today\u2019s advanced package types include wafer level packaging (WLP), three-dimensional packaging (3DP), and system-in-package (SiP). These types require stricter process control, tighter tolerances, and more advanced manufacturing skills.<\/p><h2 data-start=\"1139\" data-end=\"1178\">What is Wafer Level Packaging (WLP)?<\/h2><p data-start=\"1180\" data-end=\"1402\">Wafer Level Packaging, or WLP, is an advanced packaging method. WLP has grown fast in recent years. People use it because it makes small packages, gives good electrical performance, helps heat dissipation, and lowers cost.<\/p><p data-start=\"1404\" data-end=\"1675\">WLP is different from traditional packaging because the package steps happen while the chips are still on the wafer. A protective layer can be attached to the top or bottom of the wafer. Then the I\/O connections are made. After that, the wafer is diced into single chips.<\/p><p data-start=\"1677\" data-end=\"1729\">WLP has several clear advantages over older methods.<\/p><ol data-start=\"1731\" data-end=\"2929\"><li data-start=\"1731\" data-end=\"1943\"><p data-start=\"1734\" data-end=\"1943\"><strong data-start=\"1734\" data-end=\"1757\">Small package size.<\/strong><br data-start=\"1757\" data-end=\"1760\" \/>Because WLP does not need wire bonds, bonding pads, or a plastic mold, the package does not have to extend beyond the die. So the WLP package size is nearly the same as the chip size.<\/p><\/li><li data-start=\"1945\" data-end=\"2145\"><p data-start=\"1948\" data-end=\"2145\"><strong data-start=\"1948\" data-end=\"1968\">High data speed.<\/strong><br data-start=\"1968\" data-end=\"1971\" \/>WLP usually uses shorter interconnects than traditional wire-bond parts. When the system needs high speed or high frequency, the shorter paths give better signal performance.<\/p><\/li><li data-start=\"2147\" data-end=\"2337\"><p data-start=\"2150\" data-end=\"2337\"><strong data-start=\"2150\" data-end=\"2178\">High connection density.<\/strong><br data-start=\"2178\" data-end=\"2181\" \/>WLP can use area-array connections, not only edge connections. This lets designers place many more connections per unit area between the chip and the board.<\/p><\/li><li data-start=\"2339\" data-end=\"2554\"><p data-start=\"2342\" data-end=\"2554\"><strong data-start=\"2342\" data-end=\"2371\">Shorter production cycle.<\/strong><br data-start=\"2371\" data-end=\"2374\" \/>Because the packaging is done at wafer level, the steps from die fabrication to finished packaged part are simpler. This reduces the number of process steps and shortens lead time.<\/p><\/li><li data-start=\"2556\" data-end=\"2929\"><p data-start=\"2559\" data-end=\"2929\"><strong data-start=\"2559\" data-end=\"2582\">Lower process cost.<\/strong><br data-start=\"2582\" data-end=\"2585\" \/>WLP performs packaging and testing at the wafer level and benefits from batch processing. The cost per device can drop when more good die fit on each wafer. Trends like smaller die sizes and larger wafer diameters also lower cost per device. WLP makes full use of wafer fabrication tools, so capital cost per packaged device is generally lower.<\/p><\/li><\/ol><p data-start=\"2931\" data-end=\"3185\">Today WLP is widely used in parts like flash memory, EEPROM, high-speed DRAM, SRAM, LCD drivers, RF devices, logic chips, power management chips, and many analog devices such as regulators, temperature sensors, controllers, op amps, and power amplifiers.<\/p><h2 data-start=\"3187\" data-end=\"3232\">What is Three-Dimensional Packaging (3DP)?<\/h2><p data-start=\"3234\" data-end=\"3667\">Three-dimensional packaging, or 3DP, is a stacking technique. It includes things like CIS imagers, MEMS packages, and standard device packages. The idea is to stack two or more chips vertically inside one package, without changing the package footprint. This way designers can create larger system functions and better performance inside a single package. 3D packaging began with stacked flash memories (NOR, NAND) and stacked SDRAM.<\/p><p data-start=\"3669\" data-end=\"3883\">Main features of 3DP include multi-function integration and high performance. It also gives high capacity and high density. The function per unit volume goes up a lot, and this can lower cost for some applications.<\/p><h2 data-start=\"3885\" data-end=\"3920\">What is System-in-Package (SiP)?<\/h2><p data-start=\"3922\" data-end=\"4384\">System-in-Package, or SiP, integrates many different functional chips inside one single package. That can include processors, memory, and other parts. A SiP assembly has multiple dies in layered structures. The package acts as a small system or subsystem. SiP aims for higher performance, more functions, and faster processing. At the same time, SiP cuts the space that devices need inside a product. This is one path toward what people call a convergent system.<\/p><p data-start=\"4386\" data-end=\"4409\">SiP has two key traits:<\/p><ol data-start=\"4411\" data-end=\"4732\"><li data-start=\"4411\" data-end=\"4576\"><p data-start=\"4414\" data-end=\"4576\">It brings together chips with different process technologies and different functions into one package. This lets the final part act as a powerful system module.<\/p><\/li><li data-start=\"4577\" data-end=\"4732\"><p data-start=\"4580\" data-end=\"4732\">It moves discrete parts that used to sit on the PCB into a multilayer integrated structure inside the package. This makes the final system much smaller.<\/p><\/li><\/ol><p data-start=\"4734\" data-end=\"5104\">Packaging serves two main roles. One, it connects chip internals to the outside circuit. Two, it protects the chip and its connections. These three advanced packaging methods each have their own strong points. They fit different application needs. Even though they are not yet universal, they point to the future. Time will show which will become the most common method.<\/p><h2 data-start=\"5106\" data-end=\"5147\">Differences Between PCB, SMT, and PCBA<\/h2><p data-start=\"5149\" data-end=\"5206\">A clear short guide helps when people mix these terms up.<\/p><ol data-start=\"5208\" data-end=\"5731\"><li data-start=\"5208\" data-end=\"5327\"><p data-start=\"5211\" data-end=\"5327\"><strong data-start=\"5211\" data-end=\"5218\">PCB<\/strong> means printed circuit board. It is the raw board used in SMT processing. A PCB is a semi-finished product.<\/p><\/li><li data-start=\"5328\" data-end=\"5477\"><p data-start=\"5331\" data-end=\"5477\"><strong data-start=\"5331\" data-end=\"5338\">SMT<\/strong> means surface mount technology. It is the process that assembles components onto the PCB. PCBA includes SMT plus extra services. PCBA adds component sourcing, testing, and final assembly. It is a one-stop service model for the customer. PCBA shows the direction of factory service development.<\/p><\/li><\/ol><p data-start=\"5733\" data-end=\"5941\">For a finished electronic product, the steps normally go like this: PCB \u2192 SMT \u2192 PCBA. PCB production involves many complex steps. SMT is relatively simple by comparison. The board aligns and waits for parts. The parts to be placed are usually in paper or plastic tape tubes. A feeder loads these parts into the SMT pick-and-place machine. Larger ICs travel in anti-static trays. The pick-and-place machine picks a component from the tape or tray and places it onto the solder paste on the PCB. The solder paste\u2019s tackiness holds the part in place.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">4. Reflow Soldering: Oven Processing<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Next the PCB goes to the reflow oven. A reflow oven first has a preheat zone. The board and parts warm up slowly. Then the board moves to a high temperature zone. The solder paste melts and bonds the pads to the parts. The surface tension of molten solder helps keep parts in place. Surface tension can also pull slightly misaligned parts back into their correct positions.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">5. Common Reflow Soldering Methods<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">There are many reflow methods. One uses infrared lamps and is called infrared reflow. Another uses hot air convection. A popular method used to use a special high boiling point fluorocarbon liquid. That method is called vapor phase reflow. After lead-free rules and environmental concerns, many factories reduced use of fluorocarbons. Before about 2008, air or nitrogen convection reflow was common. Each method has pros and cons. With infrared, board design must ensure that short parts are not shadowed by taller parts. But if the process will use vapor phase or convection reflow, part location may be less of a concern.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">6. Manual Soldering for Special Components<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">During the reflow stage, some unusual or heat-sensitive components need manual soldering. For larger manual work, infrared or convection tools are used to complete reflow soldering for those parts.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">7. Double-Sided PCB Processing<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">If the PCB is double-sided, printing, placement, and reflow are repeated for the other side. People often use solder paste or red glue to secure components. If wave soldering is required later, glue holds parts in place during the wave process so they do not fall off when exposed to molten solder.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">8. Post-Soldering Cleaning<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">After soldering, the board may be cleaned to remove flux residues and solder balls that can cause shorts. Rosin flux can be removed by fluorocarbon solvents, high flash point hydrocarbon solvents, or low flash point solvents such as citrus-based cleaners. Water soluble fluxes are washed away with deionized water and cleaner solutions, then dried with air knives to remove surface water quickly. However, many SMT production lines now use no-clean flux. No-clean flux leaves residue on the board. This saves cleaning cost, improves throughput, and reduces waste.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">9. SMT Cleaning Standards (IPC Requirements)<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Some SMT production standards, such as those from IPC (Association Connecting Electronics Industries), require specific cleaning levels to ensure board cleanliness. Even some no-clean flux residues must be removed under IPC rules in certain cases. Proper cleaning can remove flux that is invisible to the naked eye along with other dirt and contamination. Not all factories follow IPC rules or disclose that they meet IPC levels. In practice, many manufacturers apply standards that are even stricter than IPC.<\/div><h3 class=\"header-vfC6AV auto-hide-last-sibling-br\">10. Final Inspection and Rework<\/h3><div class=\"auto-hide-last-sibling-br paragraph-JOTKXA paragraph-element br-paragraph-space\">Finally, the board goes through visual inspection to check for missing parts, wrong orientation, cold joints, solder bridges, and so on. If boards fail, they are sent to repair stations for rework. Common tests include ICT (in-circuit test) or FCT (functional circuit test).
