As\u00ed que primero ponemos una fina capa de paladio (Pd) sobre el cobre. El paladio act\u00faa como catalizador para la deposici\u00f3n del n\u00edquel. La qu\u00edmica utiliza el hecho de que el cobre es m\u00e1s activo que el paladio. Los iones de paladio se reducen a paladio met\u00e1lico y se adhieren a la superficie de cobre.<\/p><p data-start=\"2568\" data-end=\"2881\">N\u00edquel qu\u00edmico (Ni\/P): Se trata de un dep\u00f3sito de n\u00edquel-f\u00f3sforo. Su funci\u00f3n principal es detener la migraci\u00f3n y difusi\u00f3n entre el cobre y el oro. Tambi\u00e9n reacciona con la soldadura durante el proceso de soldadura para formar compuestos intermet\u00e1licos (IMC). En otras palabras, la capa de n\u00edquel impide que el cobre se desplace hacia la soldadura y ayuda a que \u00e9sta se adhiera.<\/p><p data-start=\"2883\" data-end=\"3365\">Oro de inmersi\u00f3n: El oro protege el n\u00edquel de la oxidaci\u00f3n. El oro no reacciona en la qu\u00edmica de la soldadura. Demasiado oro puede reducir la resistencia de la uni\u00f3n soldada. Por tanto, la capa de oro s\u00f3lo debe cubrir el n\u00edquel lo suficiente para evitar la oxidaci\u00f3n. Si realiza uniones de alambre Chip On Board (COB), necesitar\u00e1 una capa de oro m\u00e1s gruesa. Para la mayor\u00eda de las almohadillas de superficie, una capa delgada alrededor de 0,05 \u00b5m (2 \u00b5 \u201d) o m\u00e1s delgada es com\u00fan. Esta capa fina es f\u00e1cil de controlar y reduce el coste en comparaci\u00f3n con el n\u00edquel-oro electrodepositado.<\/p><h1 data-start=\"3367\" data-end=\"3403\">Por qu\u00e9 el oro de la ENIG es escaso y el riesgo<\/h1><p data-start=\"3405\" data-end=\"3797\">Como el oro ENIG es muy fino, s\u00f3lo protege al n\u00edquel del aire y la corrosi\u00f3n. Si el oro no es suficiente, el n\u00edquel entrar\u00e1 en contacto con el aire y se corroer\u00e1. O el ba\u00f1o de oro \u00e1cido puede sobreoxidar el oro. Ambos casos pueden causar \u201cn\u00edquel negro\u201d o \u201calmohadilla negra\u201d. La capa de oro puede seguir pareciendo brillante a simple vista. Por tanto, la comprobaci\u00f3n visual no es fiable. Es muy importante comprobar la calidad de la placa de circuito impreso ENIG antes del montaje.<\/p><h1 data-start=\"3799\" data-end=\"3846\">N\u00edquel negro: c\u00f3mo se forma y por qu\u00e9 es malo<\/h1><p data-start=\"3848\" data-end=\"4368\">La calidad de la capa de n\u00edquel depende de la f\u00f3rmula del ba\u00f1o de n\u00edquel y del control de la temperatura durante la deposici\u00f3n qu\u00edmica. La etapa de inmersi\u00f3n en oro tambi\u00e9n afecta al resultado. El proceso de n\u00edquel qu\u00edmico utiliza hipofosfito (hipofosfito s\u00f3dico) y sales de n\u00edquel en una reacci\u00f3n autocatalizada. El dep\u00f3sito incluye algo de f\u00f3sforo (P). Los estudios demuestran que el contenido normal de f\u00f3sforo en el dep\u00f3sito de n\u00edquel debe ser de unos 7% a 10%. Esta corrosi\u00f3n suele deberse a que el ba\u00f1o de oro \u00e1cido ataca al n\u00edquel. Si el f\u00f3sforo es demasiado alto, el dep\u00f3sito se endurece. Esto reduce la soldabilidad. Tambi\u00e9n perjudica la formaci\u00f3n de juntas de soldadura fiables.<\/p><p data-start=\"4650\" data-end=\"4968\">Si el dep\u00f3sito de n\u00edquel tiene poco f\u00f3sforo y el paso de inmersi\u00f3n en oro no se maneja bien, la capa de oro puede agrietarse mucho. Durante la limpieza posterior, el ba\u00f1o de oro \u00e1cido puede ser dif\u00edcil de eliminar. El n\u00edquel expuesto se corroe m\u00e1s r\u00e1pidamente en el aire. Esto conduce al n\u00edquel negro, tambi\u00e9n llamado almohadilla negra. La almohadilla negra causa malas juntas de soldadura.<\/p><p data-start=\"4970\" data-end=\"5382\">Cuando se forma n\u00edquel negro, la capa dorada de la superficie de la placa puede seguir pareciendo brillante y dorada. Por ello, la gente puede pensar que la almohadilla est\u00e1 bien. Durante la soldadura a alta temperatura, la capa de oro se disuelve r\u00e1pidamente en la pasta de soldadura. El n\u00edquel corro\u00eddo no puede reaccionar con la soldadura fundida para formar el compuesto intermet\u00e1lico (IMC). Esto reduce la fiabilidad de la uni\u00f3n soldada. Las uniones se agrietan f\u00e1cilmente bajo peque\u00f1as fuerzas externas.<\/p><h1 data-start=\"5384\" data-end=\"5428\">Capa rica en f\u00f3sforo: formaci\u00f3n y da\u00f1os<\/h1><p data-start=\"5430\" data-end=\"5808\">En ENIG, el metal que se alea con la soldadura es el n\u00edquel. El compuesto intermet\u00e1lico (IMC) t\u00edpico es Ni3Sn4. El f\u00f3sforo del n\u00edquel no se une al compuesto met\u00e1lico. Pero el f\u00f3sforo est\u00e1 presente en el dep\u00f3sito de n\u00edquel y se reparte uniformemente. Cuando el n\u00edquel reacciona y forma el IMC, el f\u00f3sforo sobrante se acumula. Se concentra en el borde del IMC y forma una capa rica en f\u00f3sforo.<\/p><p data-start=\"5810\" data-end=\"6029\">Si la capa rica en f\u00f3sforo es demasiado gruesa, su resistencia es baja. Cuando una uni\u00f3n soldada sufre tensiones, el punto m\u00e1s d\u00e9bil se rompe primero. A menudo, la capa rica en f\u00f3sforo es ese punto d\u00e9bil. Entonces, la fiabilidad de la uni\u00f3n por soldadura disminuye.<\/p><p data-start=\"5810\" data-end=\"6029\"><img decoding=\"async\" class=\"alignnone size-full wp-image-2806\" src=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/08\/Phosphorus-rich-layer-phenomenon.webp\" alt=\"Phosphorus-rich layer phenomenon\" width=\"574\" height=\"440\" srcset=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/08\/Phosphorus-rich-layer-phenomenon.webp 574w, https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/08\/Phosphorus-rich-layer-phenomenon-300x230.webp 300w\" sizes=\"(max-width: 574px) 100vw, 574px\" \/><\/p><p data-start=\"6031\" data-end=\"6503\">Esto es peor en los procesos sin plomo de alto calor. Si el control del proceso es deficiente, el IMC se vuelve espeso. M\u00e1s IMC significa m\u00e1s f\u00f3sforo sobrante. As\u00ed que la capa rica en f\u00f3sforo crece. El resultado es un mayor riesgo de fallo de la uni\u00f3n soldada. La capa rica en f\u00f3sforo puede verse como una banda oscura entre el IMC y el n\u00edquel. La espectroscopia de dispersi\u00f3n de energ\u00eda de rayos X (EDS) muestra que esta banda tiene un contenido muy alto de f\u00f3sforo. Muchos casos de fallo muestran que la capa rica en f\u00f3sforo provoca el agrietamiento de la uni\u00f3n.<\/p><h1 data-start=\"6505\" data-end=\"6560\">C\u00f3mo evitar el n\u00edquel negro y la capa rica en f\u00f3sforo<\/h1><p data-start=\"6562\" data-end=\"6733\">Tanto el n\u00edquel negro como las capas ricas en f\u00f3sforo son defectos ocultos. Los controles visuales normales pueden pasarlos por alto. Pero si conocemos sus causas, podemos utilizar buenos controles para prevenirlos.<\/p><p data-start=\"6735\" data-end=\"6752\">Para n\u00edquel negro:<\/p><ul data-start=\"6753\" data-end=\"7187\"><li data-start=\"6753\" data-end=\"6876\"><p data-start=\"6755\" data-end=\"6876\">Mantenga el ba\u00f1o de niquelado y la temperatura estable. Esto ayuda a mantener la relaci\u00f3n n\u00edquel-f\u00f3sforo en el rango adecuado.<\/p><\/li><li data-start=\"6877\" data-end=\"6963\"><p data-start=\"6879\" data-end=\"6963\">Mantener el ba\u00f1o de oro \u00e1cido. Si el ba\u00f1o de oro es demasiado corrosivo, aj\u00fastelo a tiempo.<\/p><\/li><li data-start=\"6964\" data-end=\"7043\"><p data-start=\"6966\" data-end=\"7043\">Controlar bien el pretratamiento. Evitar l\u00edneas de cepillado profundas. Eliminar bien los residuos.<\/p><\/li><li data-start=\"7044\" data-end=\"7133\"><p data-start=\"7046\" data-end=\"7133\">Controle la activaci\u00f3n y los aclarados para que la siembra de paladio sea uniforme y el n\u00edquel se deposite bien.<\/p><\/li><li data-start=\"7134\" data-end=\"7187\"><p data-start=\"7136\" data-end=\"7187\">Controle el tiempo de inmersi\u00f3n del oro para que no se agriete.<\/p><\/li><\/ul><p data-start=\"7189\" data-end=\"7273\">Para usuarios y compradores, compruebe la calidad ENIG antes del montaje. Existen varios m\u00e9todos:<\/p><ol data-start=\"7275\" data-end=\"7829\"><li data-start=\"7275\" data-end=\"7456\"><p data-start=\"7278\" data-end=\"7456\">Utilice un microscopio electr\u00f3nico de barrido (SEM) para observar la superficie de la almohadilla. Compruebe si el oro tiene grietas. Utilice EDS para medir la proporci\u00f3n de f\u00f3sforo en el n\u00edquel. Esto proporciona una microvisi\u00f3n clara.<\/p><\/li><li data-start=\"7458\" data-end=\"7653\"><p data-start=\"7461\" data-end=\"7653\">Prueba de soldadura manual. Suelde a mano almohadillas t\u00edpicas y, a continuaci\u00f3n, mida la fuerza de tracci\u00f3n o cizallamiento de la uni\u00f3n. Si la fuerza de tracci\u00f3n es muy inferior a la normal, es posible que exista n\u00edquel negro. Esta prueba es f\u00e1cil y r\u00e1pida.<\/p><\/li><li data-start=\"7655\" data-end=\"7829\"><p data-start=\"7658\" data-end=\"7829\">Ensayo de corrosi\u00f3n por gas \u00e1cido. Exponga las muestras de ENIG a gas \u00e1cido. Si se forma polvo o la superficie se decolora, significa que la capa de oro tiene grietas. Eso muestra probablemente n\u00edquel negro.<\/p><\/li><\/ol><p data-start=\"7831\" data-end=\"8035\">De todos ellos, el segundo m\u00e9todo es el m\u00e1s c\u00f3modo y r\u00e1pido. Es sencillo de realizar. Con estas comprobaciones se pueden encontrar problemas antes del montaje. Eso reduce el n\u00famero de placas que fallan despu\u00e9s y disminuye las p\u00e9rdidas.<\/p><h1 data-start=\"8037\" data-end=\"8076\">Control de la capa rica en f\u00f3sforo<\/h1><p data-start=\"8078\" data-end=\"8443\">Para reducir la capa rica en f\u00f3sforo, mantenga la relaci\u00f3n n\u00edquel-f\u00f3sforo en el rango adecuado en el dep\u00f3sito. Controle tambi\u00e9n el proceso de soldadura. Controle el tiempo y la temperatura de soldadura. Intente mantener el grosor de la capa IMC en el rango \u00f3ptimo de 1-2 micras (\u00b5m). Si el IMC se vuelve demasiado grueso, se concentrar\u00e1 m\u00e1s f\u00f3sforo. Esto empeora la capa rica en f\u00f3sforo.<\/p><p data-start=\"8445\" data-end=\"8643\">En resumen, un buen mantenimiento del ba\u00f1o, el control de la temperatura y unos perfiles de soldadura precisos son la clave. Estos pasos mantienen la IMC fina y la capa rica en f\u00f3sforo peque\u00f1a. As\u00ed, la fiabilidad de la uni\u00f3n soldada se mantiene alta.<\/p><h1 data-start=\"8645\" data-end=\"8670\">Resumen - puntos sencillos<\/h1><ul data-start=\"8672\" data-end=\"10113\"><li data-start=\"8672\" data-end=\"8780\"><p data-start=\"8674\" data-end=\"8780\">ENIG es n\u00edquel qu\u00edmico seguido de oro por inmersi\u00f3n. Es habitual en PCBA de tel\u00e9fonos y algunos soportes BGA.<\/p><\/li><li data-start=\"8781\" data-end=\"8902\"><p data-start=\"8783\" data-end=\"8902\">La ENIG es m\u00e1s barata y sencilla que el n\u00edquel-oro electrodepositado porque no necesita chapado el\u00e9ctrico ni cableado de almohadillas.<\/p><\/li><li data-start=\"8903\" data-end=\"9073\"><p data-start=\"8905\" data-end=\"9073\">Los pasos principales son el pretratamiento, el micrograbado, la activaci\u00f3n con paladio, el n\u00edquel qu\u00edmico (Ni\/P) y el oro por inmersi\u00f3n. Tambi\u00e9n existe una variante de oro grueso para necesidades especiales.<\/p><\/li><li data-start=\"9074\" data-end=\"9321\"><p data-start=\"9076\" data-end=\"9321\">El n\u00edquel qu\u00edmico bloquea la migraci\u00f3n cobre-oro y ayuda a formar el IMC de la soldadura. El oro de inmersi\u00f3n protege al n\u00edquel de la oxidaci\u00f3n. El oro es fino y s\u00f3lo necesita proteger el n\u00edquel. Demasiado oro perjudica la resistencia de la soldadura. Para la uni\u00f3n de alambres (COB) utilice oro m\u00e1s grueso.<\/p><\/li><li data-start=\"9322\" data-end=\"9503\"><p data-start=\"9324\" data-end=\"9503\">El n\u00edquel negro (almohadilla negra) se produce cuando el n\u00edquel tiene un contenido de f\u00f3sforo incorrecto o cuando la capa de oro se agrieta. El n\u00edquel negro puede ocultarse bajo el oro brillante. Provoca soldaduras deficientes y grietas.<\/p><\/li><li data-start=\"9504\" data-end=\"9707\"><p data-start=\"9506\" data-end=\"9707\">Las capas ricas en f\u00f3sforo se forman cerca del borde de la IMC cuando el n\u00edquel contiene f\u00f3sforo. Un IMC grueso y un control deficiente del proceso empeoran esta situaci\u00f3n. La capa rica en f\u00f3sforo reduce la resistencia de la uni\u00f3n y provoca grietas.<\/p><\/li><li data-start=\"9708\" data-end=\"9867\"><p data-start=\"9710\" data-end=\"9867\">Prevenga los problemas manteniendo el ba\u00f1o de n\u00edquel y el ba\u00f1o de oro en buen estado, controlando la temperatura, evitando las marcas profundas de los cepillos y controlando los perfiles de soldadura.<\/p><\/li><li data-start=\"9868\" data-end=\"10005\"><p data-start=\"9870\" data-end=\"10005\">Para comprobar la calidad, utilice SEM\/EDS, pruebas manuales de extracci\u00f3n de soldadura o pruebas de corrosi\u00f3n por gas \u00e1cido. This also roughens the copper surface. Roughing helps nickel and gold stick better later.<\\\/p><p data-start=\\\"2022\\\" data-end=\\\"2228\\\">Micro-etch: Use sodium persulfate or sulfuric acid to remove the oxide on copper. Micro-etch also reduces deep scratches caused by brushing. Deep brush marks can help immersion gold attack the nickel later.<\\\/p><p data-start=\\\"2230\\\" data-end=\\\"2566\\\">Activation: Copper cannot start the chemical nickel deposition by itself. So first we put a thin layer of palladium (Pd) on the copper. Palladium acts as a catalyst for the nickel deposition. The chemistry uses the fact that copper is more active than palladium. Palladium ions reduce to palladium metal and stick to the copper surface.<\\\/p><p data-start=\\\"2568\\\" data-end=\\\"2881\\\">Chemical nickel (Ni\\\/P): This is a nickel-phosphorus deposit. Its main job is to stop migration and diffusion between copper and gold. It also reacts with solder during soldering to form intermetallic compounds (IMC). In other words, the nickel layer keeps copper from moving into the solder and helps solder bond.<\\\/p><p data-start=\\\"2883\\\" data-end=\\\"3365\\\">Immersion gold: Gold protects the nickel from oxidation. Gold does not react in the soldering chemistry. Too much gold can reduce solder joint strength. So the gold layer only needs to cover the nickel well enough to prevent oxidation. If you do Chip On Board (COB) wire bonding, you need a thicker gold layer. For most surface pads, a thin layer around 0.05 \\u00b5m (2 \\u00b5\\\") or thinner is common. This thin layer is easy to control and lowers cost compared with electroplated nickel-gold.<\\\/p><h1 data-start=\\\"3367\\\" data-end=\\\"3403\\\">Why ENIG gold is thin and the risk<\\\/h1><p data-start=\\\"3405\\\" data-end=\\\"3797\\\">Because ENIG gold is very thin, it only protects nickel from air and corrosion. If the gold is not enough, nickel will contact air and corrode. Or the gold can be over-etched by the acidic gold bath. Both cases can cause \\\"black nickel\\\" or \\\"black pad\\\". The gold layer may still look shiny by eye. So visual check is not reliable. It is very important to check ENIG PCB quality before assembly.<\\\/p><h1 data-start=\\\"3799\\\" data-end=\\\"3846\\\">Black nickel \\u2014 how it forms and why it is bad<\\\/h1><p data-start=\\\"3848\\\" data-end=\\\"4368\\\">Nickel layer quality depends on the nickel bath formula and temperature control during chemical deposition. The immersion gold step also affects the result. The chemical nickel process uses hypophosphite (sodium hypophosphite) and nickel salts in a self-catalyzed reaction. The deposit includes some phosphorus (P). Studies show that the normal phosphorus content in the nickel deposit should be about 7% to 10%. If the bath is not kept well or temperature control fails, phosphorus content will fall outside this range.<\\\/p><p data-start=\\\"3848\\\" data-end=\\\"4368\\\"><img class=\\\"alignnone size-full wp-image-2805\\\" src=\\\"https:\\\/\\\/flj-pcb.com\\\/wp-content\\\/uploads\\\/2025\\\/08\\\/PCB-Black-Nickel-Phenomenon.webp\\\" alt=\\\"PCB Black Nickel Phenomenon\\\" width=\\\"600\\\" height=\\\"239\\\" \\\/><\\\/p><p data-start=\\\"4370\\\" data-end=\\\"4648\\\">If phosphorus is too low, the nickel layer becomes easy to corrode. This corrosion often starts from the acidic gold bath attacking the nickel. If phosphorus is too high, the deposit becomes hard. That lowers solderability. It also hurts the formation of reliable solder joints.<\\\/p><p data-start=\\\"4650\\\" data-end=\\\"4968\\\">If the nickel deposit has low phosphorus and the immersion gold step is not handled well, the gold layer may crack a lot. During later cleaning, the acidic gold bath can be hard to remove. Exposed nickel will corrode faster in air. This leads to black nickel, also called black pad. Black pad causes bad solder joints.<\\\/p><p data-start=\\\"4970\\\" data-end=\\\"5382\\\">When black nickel forms, the gold layer on the board surface may still look shiny and gold. So people may think the pad is fine. During high temperature soldering, the gold layer dissolves quickly into the solder paste. The corroded nickel cannot react with molten solder to make intermetallic compound (IMC). This lowers the reliability of the solder joint. Joints then crack easily under small external forces.<\\\/p><h1 data-start=\\\"5384\\\" data-end=\\\"5428\\\">Phosphorus-rich layer \\u2014 formation and harm<\\\/h1><p data-start=\\\"5430\\\" data-end=\\\"5808\\\">In ENIG, the metal that alloys with solder is the nickel. The typical intermetallic compound (IMC) is Ni3Sn4. Phosphorus in the nickel does not join the metal compound. But phosphorus is present in the nickel deposit and it is spread evenly. When nickel reacts and forms IMC, leftover phosphorus gathers. It concentrates at the edge of the IMC and forms a phosphorus-rich layer.<\\\/p><p data-start=\\\"5810\\\" data-end=\\\"6029\\\">If the phosphorus-rich layer is too thick, its strength is low. When a solder joint sees stress, the weakest spot breaks first. Often the phosphorus-rich layer is that weak spot. The phosphorus-rich layer can be seen as a dark band between the IMC and the nickel. Energy dispersive X-ray spectroscopy (EDS) shows this band has very high phosphorus content. Many failure cases show the phosphorus-rich layer causes joint cracking.<\\\/p><h1 data-start=\\\"6505\\\" data-end=\\\"6560\\\">How to prevent black nickel and phosphorus-rich layer<\\\/h1><p data-start=\\\"6562\\\" data-end=\\\"6733\\\">Both black nickel and phosphorus-rich layers are hidden defects. Normal visual checks can miss them. But if we know their causes, we can use good controls to prevent them.<\\\/p><p data-start=\\\"6735\\\" data-end=\\\"6752\\\">For black nickel:<\\\/p><ul data-start=\\\"6753\\\" data-end=\\\"7187\\\"><li data-start=\\\"6753\\\" data-end=\\\"6876\\\"><p data-start=\\\"6755\\\" data-end=\\\"6876\\\">Maintain the nickel plating bath and keep temperature stable. Hand-solder typical pads, then measure pull or shear strength of the joint. If pull strength is much lower than normal, black nickel may exist. Expose ENIG samples to acidic gas. If powder forms or the surface discolors, it means the gold layer has cracks. That shows likely black nickel.<\\\/p><\\\/li><\\\/ol><p data-start=\\\"7831\\\" data-end=\\\"8035\\\">Out of these, the second method is most convenient and fast. It is simple to do. With these checks you can find problems before assembly. That reduces the number of boards that fail later and lowers loss.<\\\/p><h1 data-start=\\\"8037\\\" data-end=\\\"8076\\\">Controlling the phosphorus-rich layer<\\\/h1><p data-start=\\\"8078\\\" data-end=\\\"8443\\\">To reduce the phosphorus-rich layer, keep the nickel-phosphorus ratio in the right range in the deposit. Also control the soldering process. Control solder time and solder temperature. Aim to keep the IMC thickness near the best range of about 1\\u20132 microns (\\u00b5m). If IMC becomes too thick, more phosphorus will concentrate. That makes the phosphorus-rich layer worse.<\\\/p><p data-start=\\\"8445\\\" data-end=\\\"8643\\\">In short, good bath maintenance, temperature control, and precise soldering profiles are key. These steps keep IMC thin and the phosphorus-rich layer small. This also roughens the copper surface. If the gold is not enough, nickel will contact air and corrode. Or the gold can be over-etched by the acidic gold bath. Both cases can cause \"black nickel\" or \"black pad\". The gold layer may still look shiny by eye. So visual check is not reliable. It is very important to check ENIG PCB quality before assembly.<\/p><h1 data-start=\"3799\" data-end=\"3846\">Black nickel \u2014 how it forms and why it is bad<\/h1><p data-start=\"3848\" data-end=\"4368\">Nickel layer quality depends on the nickel bath formula and temperature control during chemical deposition. The immersion gold step also affects the result. The chemical nickel process uses hypophosphite (sodium hypophosphite) and nickel salts in a self-catalyzed reaction. The deposit includes some phosphorus (P). Studies show that the normal phosphorus content in the nickel deposit should be about 7% to 10%. If the bath is not kept well or temperature control fails, phosphorus content will fall outside this range.<\/p><p data-start=\"3848\" data-end=\"4368\"><img class=\"alignnone size-full wp-image-2805\" src=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/08\/PCB-Black-Nickel-Phenomenon.webp\" alt=\"PCB Black Nickel Phenomenon\" width=\"600\" height=\"239\" \/><\/p><p data-start=\"4370\" data-end=\"4648\">If phosphorus is too low, the nickel layer becomes easy to corrode. This corrosion often starts from the acidic gold bath attacking the nickel. If phosphorus is too high, the deposit becomes hard. That lowers solderability. It also hurts the formation of reliable solder joints.<\/p><p data-start=\"4650\" data-end=\"4968\">If the nickel deposit has low phosphorus and the immersion gold step is not handled well, the gold layer may crack a lot. During later cleaning, the acidic gold bath can be hard to remove. Exposed nickel will corrode faster in air. This leads to black nickel, also called black pad. Black pad causes bad solder joints.<\/p><p data-start=\"4970\" data-end=\"5382\">When black nickel forms, the gold layer on the board surface may still look shiny and gold. So people may think the pad is fine. During high temperature soldering, the gold layer dissolves quickly into the solder paste. The corroded nickel cannot react with molten solder to make intermetallic compound (IMC). This lowers the reliability of the solder joint. Joints then crack easily under small external forces.<\/p><h1 data-start=\"5384\" data-end=\"5428\">Phosphorus-rich layer \u2014 formation and harm<\/h1><p data-start=\"5430\" data-end=\"5808\">In ENIG, the metal that alloys with solder is the nickel. The typical intermetallic compound (IMC) is Ni3Sn4. Phosphorus in the nickel does not join the metal compound. But phosphorus is present in the nickel deposit and it is spread evenly. When nickel reacts and forms IMC, leftover phosphorus gathers. It concentrates at the edge of the IMC and forms a phosphorus-rich layer.<\/p><p data-start=\"5810\" data-end=\"6029\">If the phosphorus-rich layer is too thick, its strength is low. When a solder joint sees stress, the weakest spot breaks first. Often the phosphorus-rich layer is that weak spot. If process control is poor, IMC gets thick. More IMC means more leftover phosphorus. So the phosphorus-rich layer grows. The result is a higher risk of solder joint failure. The phosphorus-rich layer can be seen as a dark band between the IMC and the nickel. Energy dispersive X-ray spectroscopy (EDS) shows this band has very high phosphorus content. Many failure cases show the phosphorus-rich layer causes joint cracking.<\/p><h1 data-start=\"6505\" data-end=\"6560\">How to prevent black nickel and phosphorus-rich layer<\/h1><p data-start=\"6562\" data-end=\"6733\">Both black nickel and phosphorus-rich layers are hidden defects. Normal visual checks can miss them. But if we know their causes, we can use good controls to prevent them.<\/p><p data-start=\"6735\" data-end=\"6752\">For black nickel:<\/p><ul data-start=\"6753\" data-end=\"7187\"><li data-start=\"6753\" data-end=\"6876\"><p data-start=\"6755\" data-end=\"6876\">Maintain the nickel plating bath and keep temperature stable. This helps keep nickel-phosphorus ratio in the right range.<\/p><\/li><li data-start=\"6877\" data-end=\"6963\"><p data-start=\"6879\" data-end=\"6963\">Maintain the acidic gold bath. If the gold bath is too corrosive, adjust it in time.<\/p><\/li><li data-start=\"6964\" data-end=\"7043\"><p data-start=\"6966\" data-end=\"7043\">Control the pre-treatment well. Avoid deep brush lines. That reduces the number of boards that fail later and lowers loss.<\/p><h1 data-start=\"8037\" data-end=\"8076\">Controlling the phosphorus-rich layer<\/h1><p data-start=\"8078\" data-end=\"8443\">To reduce the phosphorus-rich layer, keep the nickel-phosphorus ratio in the right range in the deposit. Also control the soldering process. Control solder time and solder temperature. Aim to keep the IMC thickness near the best range of about 1\u20132 microns (\u00b5m). If IMC becomes too thick, more phosphorus will concentrate. That makes the phosphorus-rich layer worse.<\/p><p data-start=\"8445\" data-end=\"8643\">In short, good bath maintenance, temperature control, and precise soldering profiles are key. These steps keep IMC thin and the phosphorus-rich layer small. Then solder joint reliability stays high.<\/p><h1 data-start=\"8645\" data-end=\"8670\">Summary \u2014 simple points<\/h1><ul data-start=\"8672\" data-end=\"10113\"><li data-start=\"8672\" data-end=\"8780\"><p data-start=\"8674\" data-end=\"8780\">ENIG is electroless nickel followed by immersion gold.
