Es habitual en placas con muchas capas y en PCB de alta precisi\u00f3n. El relleno con resina puede resolver muchos problemas que las resinas de relleno de m\u00e1scara de soldadura o laminaci\u00f3n no pueden solucionar. Al mismo tiempo, las resinas utilizadas en este proceso tienen propiedades especiales. Este m\u00e9todo se utiliza mucho en placas de alta frecuencia y placas HDI. Existen dos tipos principales: el tradicional de resina serigrafiada y el de resina al vac\u00edo. La mayor\u00eda de los productos utilizan el m\u00e9todo tradicional de resina serigrafiada. Tambi\u00e9n es el m\u00e9todo m\u00e1s com\u00fan en la industria.<\/p><h2 data-start=\"828\" data-end=\"863\">\u00bfQu\u00e9 es una \u201cv\u00eda enchufada\u201d en una placa de circuito impreso?<\/h2><h3 data-start=\"865\" data-end=\"898\">Por funci\u00f3n y necesidad del sector<\/h3><p data-start=\"899\" data-end=\"1196\">Una v\u00eda (plated through hole, PTH) conecta las distintas capas de una placa. El crecimiento de la industria electr\u00f3nica impulsa la tecnolog\u00eda de las placas de circuito impreso. Tambi\u00e9n plantea la necesidad de mejorar la fabricaci\u00f3n de placas y el trabajo de montaje en superficie. El proceso de \"plugged via\" parece satisfacer estas necesidades. El enchufado debe cumplir estas normas:<\/p><ol data-start=\"1198\" data-end=\"1607\"><li data-start=\"1198\" data-end=\"1292\"><p data-start=\"1201\" data-end=\"1292\">La v\u00eda debe tener cobre en su interior. La v\u00eda puede rellenarse o no bajo la m\u00e1scara de soldadura.<\/p><\/li><li data-start=\"1293\" data-end=\"1455\"><p data-start=\"1296\" data-end=\"1455\">La v\u00eda debe tener soldadura (esta\u00f1o-plomo) en su interior con un grosor determinado (por ejemplo 4 \u03bcm). La tinta de la m\u00e1scara de soldadura no debe entrar en el orificio y provocar cordones de soldadura atrapados.<\/p><\/li><li data-start=\"1456\" data-end=\"1607\"><p data-start=\"1459\" data-end=\"1607\">La v\u00eda debe estar cubierta por una m\u00e1scara de soldadura para que no pase la luz. El orificio no debe tener anillos de soldadura ni cordones de soldadura. El orificio rellenado debe ser plano.<\/p><\/li><\/ol><p data-start=\"1609\" data-end=\"1869\">A medida que los productos electr\u00f3nicos se hacen m\u00e1s ligeros, delgados, cortos y peque\u00f1os, las placas de circuito impreso tambi\u00e9n pasan a ser de alta densidad y mayor dificultad. Esto conlleva muchas <a href=\"https:\/\/flj-pcb.com\/es\/pcb-assembly\/smt-assembly\/\">SMT<\/a> y <a href=\"https:\/\/flj-pcb.com\/es\/pcb-assembly\/bga-assmebly\/\">BGA<\/a> placas. Cuando los clientes ensamblan las piezas, a menudo solicitan v\u00edas enchufadas. Esto es fundamental cuando se coloca una v\u00eda en un pad BGA. Para facilitar la soldadura de BGA, primero se conecta la v\u00eda y despu\u00e9s se dora.<\/p><\/li><li data-start=\"2090\" data-end=\"2135\"><p data-start=\"2093\" data-end=\"2135\">Para evitar que queden residuos de fundente en el interior de la v\u00eda.<\/p><\/li><li data-start=\"2136\" data-end=\"2267\"><p data-start=\"2139\" data-end=\"2267\">Para permitir la recogida y colocaci\u00f3n al vac\u00edo o los pasos de prueba al vac\u00edo tras el montaje en superficie y el ensamblaje. Se necesita una parte superior sellada para que funcione el vac\u00edo.<\/p><\/li><li data-start=\"2268\" data-end=\"2358\"><p data-start=\"2271\" data-end=\"2358\">Para evitar que la pasta fluya hacia el interior de la v\u00eda y provoque juntas de soldadura d\u00e9biles o una mala colocaci\u00f3n.<\/p><\/li><li data-start=\"2359\" data-end=\"2438\"><p data-start=\"2362\" data-end=\"2438\">Para evitar que las bolas de soldadura se salgan durante la soldadura en ola y provoquen cortocircuitos.<\/p><\/li><\/ol><p><img decoding=\"async\" class=\"alignnone size-full wp-image-3391\" src=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/Cross-section-Showing-Incomplete-Resin-Plugging-in-PCB-via.webp\" alt=\"Cross-section Showing Incomplete Resin Plugging in PCB via\" width=\"600\" height=\"427\" srcset=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/Cross-section-Showing-Incomplete-Resin-Plugging-in-PCB-via.webp 600w, https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/Cross-section-Showing-Incomplete-Resin-Plugging-in-PCB-via-300x214.webp 300w\" sizes=\"(max-width: 600px) 100vw, 600px\" \/><\/p><h2 data-start=\"2440\" data-end=\"2473\">Ventajas de las v\u00edas rellenas de resina<\/h2><ol data-start=\"2475\" data-end=\"3322\"><li data-start=\"2475\" data-end=\"2594\"><p data-start=\"2478\" data-end=\"2594\">En placas multicapa con BGA, la resina puede reducir el espacio entre v\u00edas. Esto facilita el enrutamiento y la disposici\u00f3n de las trazas.<\/p><\/li><li data-start=\"2595\" data-end=\"2759\"><p data-start=\"2598\" data-end=\"2759\">Para las v\u00edas enterradas en capas internas de HDI, el relleno de resina ayuda a equilibrar el control del grosor del preimpregnado durante el laminado y el dise\u00f1o del relleno de resina de la v\u00eda enterrada.<\/p><\/li><li data-start=\"2760\" data-end=\"2849\"><p data-start=\"2763\" data-end=\"2849\">Para tableros gruesos con grandes orificios pasantes, el relleno de resina mejora la fiabilidad del producto.<\/p><\/li><li data-start=\"2850\" data-end=\"3322\"><p data-start=\"2853\" data-end=\"3322\">Las v\u00edas rellenas de resina se utilizan a menudo en las piezas BGA. En los BGA tradicionales, una v\u00eda puede ir desde el pad hasta la cara posterior. Si el BGA es denso y la v\u00eda no puede salir, se puede taladrar una v\u00eda en el pad y dirigirla a otra capa. A continuaci\u00f3n, se rellena el agujero con resina y se recubre de cobre para convertirlo en un pad. Esto se denomina proceso VIP (v\u00eda en pad). Si taladras una v\u00eda en el pad y no rellenas con resina, la soldadura puede gotear y provocar un cortocircuito en la parte posterior o una mala uni\u00f3n en el pad.<\/p><\/li><\/ol><h2 data-start=\"3324\" data-end=\"3360\">Flujo del proceso para v\u00edas rellenas de resina<\/h2><p data-start=\"3362\" data-end=\"3395\">Relleno general de resina mediante proceso:<\/p><ol data-start=\"3396\" data-end=\"3517\"><li data-start=\"3396\" data-end=\"3411\"><p data-start=\"3399\" data-end=\"3411\">Taladra agujeros.<\/p><\/li><li data-start=\"3412\" data-end=\"3447\"><p data-start=\"3415\" data-end=\"3447\">Chapar los agujeros pasantes con cobre.<\/p><\/li><li data-start=\"3448\" data-end=\"3482\"><p data-start=\"3451\" data-end=\"3482\">Rellenar los agujeros con resina y hornear.<\/p><\/li><li data-start=\"3483\" data-end=\"3517\"><p data-start=\"3486\" data-end=\"3517\">Triturar o moler en plano (planarizar).<\/p><\/li><\/ol><p data-start=\"3519\" data-end=\"3815\">Tras el esmerilado, la parte de resina no tiene cobre. Entonces es necesario un nuevo paso de cobreado para convertir la zona rellena en una almohadilla. Este paso de metalizado se realiza antes de la perforaci\u00f3n normal de otros orificios. En resumen, primero se manipulan las v\u00edas que se van a rellenar, despu\u00e9s se taladran otros agujeros y se sigue el flujo normal.<\/p><p data-start=\"3817\" data-end=\"3880\">A continuaci\u00f3n se indican algunos pasos y estaciones clave que puede ver en una f\u00e1brica:<\/p><ul data-start=\"3882\" data-end=\"4159\"><li data-start=\"3882\" data-end=\"3914\"><p data-start=\"3884\" data-end=\"3914\">Chapado VIP y rectificado de paneles<\/p><\/li><li data-start=\"3915\" data-end=\"3945\"><p data-start=\"3917\" data-end=\"3945\">Pantalla \/ almohadillas de chapa de aluminio<\/p><\/li><li data-start=\"3946\" data-end=\"3999\"><p data-start=\"3948\" data-end=\"3999\">Montar chapa de aluminio y cart\u00f3n acolchado para la fabricaci\u00f3n de tableros<\/p><\/li><li data-start=\"4000\" data-end=\"4039\"><p data-start=\"4002\" data-end=\"4039\">Pruebe la alineaci\u00f3n de la pel\u00edcula de impresi\u00f3n y mezcle la tinta<\/p><\/li><li data-start=\"4040\" data-end=\"4056\"><p data-start=\"4042\" data-end=\"4056\">Impresi\u00f3n de prueba<\/p><\/li><li data-start=\"4057\" data-end=\"4118\"><p data-start=\"4059\" data-end=\"4118\">Autocomprobaci\u00f3n de la l\u00ednea NG, OK para producci\u00f3n por lotes, curado por secciones<\/p><\/li><li data-start=\"4119\" data-end=\"4134\"><p data-start=\"4121\" data-end=\"4134\">Muestreo IPQC<\/p><\/li><li data-start=\"4135\" data-end=\"4159\"><p data-start=\"4137\" data-end=\"4159\">Rectificado de paneles cer\u00e1micos<\/p><\/li><\/ul><h3 data-start=\"4161\" data-end=\"4201\">Capa exterior y condiciones de la pel\u00edcula fotogr\u00e1fica<\/h3><ol data-start=\"4202\" data-end=\"4292\"><li data-start=\"4202\" data-end=\"4292\"><p data-start=\"4206\" data-end=\"4292\">Si el trabajo de la capa exterior cumple los l\u00edmites de la pel\u00edcula negativa y la relaci\u00f3n de aspecto PTH \u2264 6:1:<\/p><\/li><\/ol><ul data-start=\"4293\" data-end=\"4866\"><li data-start=\"4293\" data-end=\"4622\"><p data-start=\"4295\" data-end=\"4622\">Condiciones a cumplir: la anchura de la l\u00ednea y la separaci\u00f3n son suficientemente grandes, el agujero PTH m\u00e1ximo es menor que el l\u00edmite de sellado de la pel\u00edcula seca, el grosor de la placa es menor que el grosor m\u00e1ximo de la pel\u00edcula seca, y no hay requisitos especiales como oro local qu\u00edmico, placas de n\u00edquel-oro, placas de medio agujero, placas enchufables, sin PTH anular, ni agujeros de ranura PTH.<\/p><\/li><li data-start=\"4623\" data-end=\"4866\"><p data-start=\"4625\" data-end=\"4866\">Fabricaci\u00f3n de capa interior est\u00e1ndar \u2192 laminaci\u00f3n \u2192 \u00f3xido marr\u00f3n \u2192 perforaci\u00f3n l\u00e1ser \u2192 desoxidaci\u00f3n \u2192 perforaci\u00f3n exterior \u2192 cobre por inmersi\u00f3n \u2192 galvanoplastia de relleno de panel \u2192 an\u00e1lisis de secci\u00f3n transversal \u2192 patr\u00f3n exterior \u2192 grabado \u00e1cido exterior \u2192 AOI exterior \u2192 seguir flujo normal.<\/p><\/li><\/ul><ol start=\"2\" data-start=\"4868\" data-end=\"4934\"><li data-start=\"4868\" data-end=\"4934\"><p data-start=\"4872\" data-end=\"4934\">Si la capa exterior coincide con la pel\u00edcula negativa pero la relaci\u00f3n de aspecto PTH &gt; 6:1:<\/p><\/li><\/ol><ul data-start=\"4935\" data-end=\"5404\"><li data-start=\"4935\" data-end=\"5404\"><p data-start=\"4937\" data-end=\"5404\">Cuando la relaci\u00f3n de aspecto es &gt; 6:1, la galvanoplastia de relleno de toda la v\u00eda del panel no puede alcanzar el espesor de cobre necesario en la v\u00eda. Despu\u00e9s del metalizado de relleno del panel, es necesario un segundo metalizado de toda la placa para aumentar el espesor de cobre de la v\u00eda. Flujo:<br \/>fabricaci\u00f3n de la capa interior \u2192 laminaci\u00f3n \u2192 \u00f3xido marr\u00f3n \u2192 perforaci\u00f3n l\u00e1ser \u2192 de-marr\u00f3n \u2192 perforaci\u00f3n exterior \u2192 cobre de inmersi\u00f3n \u2192 galvanoplastia de relleno de panel \u2192 galvanoplastia de panel completo \u2192 an\u00e1lisis de secci\u00f3n transversal \u2192 patr\u00f3n exterior \u2192 grabado \u00e1cido exterior \u2192 seguir flujo normal.<\/p><\/li><\/ul><ol start=\"3\" data-start=\"5406\" data-end=\"5510\"><li data-start=\"5406\" data-end=\"5510\"><p data-start=\"5410\" data-end=\"5510\">Si la capa exterior NO se encuentra con la pel\u00edcula negativa, pero el ancho de l\u00ednea\/espacio \u2265 a y la relaci\u00f3n de aspecto de la PTH exterior \u2264 6:1:<\/p><\/li><\/ol><ul data-start=\"5511\" data-end=\"5768\"><li data-start=\"5511\" data-end=\"5768\"><p data-start=\"5513\" data-end=\"5768\">fabricaci\u00f3n de la capa interior \u2192 laminaci\u00f3n \u2192 \u00f3xido marr\u00f3n \u2192 perforaci\u00f3n l\u00e1ser \u2192 de-marr\u00f3n \u2192 perforaci\u00f3n exterior \u2192 cobre de inmersi\u00f3n \u2192 galvanoplastia de relleno de panel \u2192 an\u00e1lisis de secci\u00f3n transversal \u2192 patr\u00f3n exterior \u2192 galvanoplastia exterior \u2192 grabado alcalino exterior \u2192 AOI exterior \u2192 seguir flujo normal.<\/p><\/li><\/ul><ol start=\"4\" data-start=\"5770\" data-end=\"5890\"><li data-start=\"5770\" data-end=\"5890\"><p data-start=\"5774\" data-end=\"5890\">Si la capa exterior NO coincide con la pel\u00edcula negativa, o el ancho de l\u00ednea\/espacio <a> 6:1:<\/p><\/li><\/ol><ul data-start=\"5891\" data-end=\"6214\"><li data-start=\"5891\" data-end=\"6214\"><p data-start=\"5893\" data-end=\"6214\">fabricaci\u00f3n de la capa interior \u2192 laminaci\u00f3n \u2192 \u00f3xido marr\u00f3n \u2192 perforaci\u00f3n l\u00e1ser \u2192 de-marr\u00f3n \u2192 cobre de inmersi\u00f3n \u2192 galvanoplastia de relleno de panel \u2192 an\u00e1lisis de secci\u00f3n transversal \u2192 reducci\u00f3n de cobre \u2192 perforaci\u00f3n exterior \u2192 cobre de inmersi\u00f3n \u2192 galvanoplastia de panel completo \u2192 patr\u00f3n exterior \u2192 galvanoplastia de patr\u00f3n \u2192 grabado alcalino exterior \u2192 AOI exterior \u2192 seguir flujo normal.<\/p><\/li><\/ul><h2 data-start=\"6216\" data-end=\"6249\">Notas transversales y de calidad<\/h2><h2 data-start=\"6251\" data-end=\"6278\">Secci\u00f3n transversal del tap\u00f3n de resina<\/h2><p data-start=\"6279\" data-end=\"6521\">A partir del an\u00e1lisis de la secci\u00f3n transversal, una buena v\u00eda taponada con resina-tinta muestra un relleno completo de resina. La resina llena el orificio hasta 100%. La superficie de la resina en la parte superior e inferior es ligeramente convexa. A continuaci\u00f3n, se utiliza el esmerilado de paneles cer\u00e1micos para nivelar la superficie.<\/p><p data-start=\"6279\" data-end=\"6521\"><img decoding=\"async\" class=\"alignnone size-full wp-image-3392\" src=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/Resin-Plugged-Via-Cross-section.webp\" alt=\"Resin Plugged Via Cross-section\" width=\"347\" height=\"313\" srcset=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/Resin-Plugged-Via-Cross-section.webp 347w, https:\/\/flj-pcb.com\/wp-content\/uploads\/2025\/09\/Resin-Plugged-Via-Cross-section-300x271.webp 300w\" sizes=\"(max-width: 347px) 100vw, 347px\" \/><\/p><h3 data-start=\"6523\" data-end=\"6552\">Calidad de llenado y controles<\/h3><ul data-start=\"6553\" data-end=\"6857\"><li data-start=\"6553\" data-end=\"6597\"><p data-start=\"6555\" data-end=\"6597\">El relleno de resina debe estar lleno, sin huecos.<\/p><\/li><li data-start=\"6598\" data-end=\"6645\"><p data-start=\"6600\" data-end=\"6645\">La superficie del tap\u00f3n debe quedar plana despu\u00e9s del rectificado.<\/p><\/li><li data-start=\"6646\" data-end=\"6716\"><p data-start=\"6648\" data-end=\"6716\">La v\u00eda de cobre debe cumplir las normas de espesor despu\u00e9s de la galvanoplastia final.<\/p><\/li><li data-start=\"6717\" data-end=\"6788\"><p data-start=\"6719\" data-end=\"6788\">Compruebe si hay bolas o anillos de soldadura atrapados. Estos no deben existir.<\/p><\/li><li data-start=\"6789\" data-end=\"6857\"><p data-start=\"6791\" data-end=\"6857\">Compruebe que el enchufe no transmite luz tras la m\u00e1scara o la cubierta.<\/p><\/li><\/ul><h2 data-start=\"6859\" data-end=\"6895\">Notas pr\u00e1cticas y buenas pr\u00e1cticas<\/h2><ul data-start=\"6897\" data-end=\"7495\"><li data-start=\"6897\" data-end=\"7075\"><p data-start=\"6899\" data-end=\"7075\">Para el trabajo VIP (v\u00eda en almohadilla), rellene la v\u00eda y haga la almohadilla en esos puntos antes del taladrado normal y otros pasos. De este modo se evitan los procesos err\u00f3neos y se mejora la calidad del metalizado final.<\/p><\/li><li data-start=\"7076\" data-end=\"7186\"><p data-start=\"7078\" data-end=\"7186\">Cuando una placa tiene muchas v\u00edas enterradas o ciegas, planifique los pasos de relleno y almohadillado para mantener estable el grosor de laminaci\u00f3n.<\/p><\/li><li data-start=\"7187\" data-end=\"7286\"><p data-start=\"7189\" data-end=\"7286\">Utilice el tipo de resina y el perfil de curado adecuados.
