Los componentes electr\u00f3nicos fallan cuando se calientan demasiado. Su fiabilidad disminuye. Por eso es muy importante refrigerar bien los circuitos.<\/p>\n\n\n\n<p>En el dise\u00f1o t\u00e9rmico, la placa de circuito impreso es el principal portador de calor. El calor en una placa de circuito impreso procede de tres lugares:<\/p>\n\n\n\n<ol class=\"wp-block-list\">\n<li>Calor de las piezas electr\u00f3nicas.<\/li>\n\n\n\n<li>Calor de la propia placa de circuito impreso.<\/li>\n\n\n\n<li>Calor que proviene de otras partes del sistema.<\/li>\n<\/ol>\n\n\n\n<p>Entre estos tres, el calor de las piezas es el m\u00e1s importante. Es la principal fuente de calor. Le sigue el calor producido por la placa de circuito impreso. El calor procedente del exterior depende del dise\u00f1o t\u00e9rmico de todo el sistema.<\/p>\n\n\n\n<p>En el dise\u00f1o real de PCB, los ingenieros deben pensar en muchos elementos de refrigeraci\u00f3n. Entre ellos, el material de la placa, la elecci\u00f3n de las piezas y su disposici\u00f3n. Por qu\u00e9 es importante la refrigeraci\u00f3n de las placas de circuito impreso<\/h2>\n\n\n\n<p>Optimizar la refrigeraci\u00f3n en el dise\u00f1o de placas de circuito impreso es clave para que los dispositivos sean fiables y duraderos. Hay que pensar al mismo tiempo en el dise\u00f1o, el encaminamiento, el material y la estructura. A continuaci\u00f3n se presentan estrategias sistem\u00e1ticas de refrigeraci\u00f3n.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">2. Optimizaci\u00f3n de materiales y apilamiento<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Materiales base de alta conductividad t\u00e9rmica<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Utilice FR-4 de alta temperatura con mayor conductividad t\u00e9rmica (por ejemplo \u2265 1,0 W\/m-K) o utilice placas de n\u00facleo met\u00e1lico.<\/li>\n\n\n\n<li>Los z\u00f3calos de aluminio tienen una conductividad t\u00e9rmica de entre 5 y 10 W\/m-K.<\/li>\n\n\n\n<li>Para escenas de alta frecuencia, considera las placas cer\u00e1micas. El Al\u2082O\u2083 tiene unos 24 W\/m-K. El AlN tiene unos 180 W\/m-K.<\/li>\n<\/ul>\n\n\n\n<h3 class=\"wp-block-heading\">Estrategia de espesor del cobre<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Utilice cobre m\u00e1s grueso para los planos de potencia y tierra. Por ejemplo, utilice 2 oz (unos 70 \u03bcm) o m\u00e1s grueso.<\/li>\n\n\n\n<li>Para trayectos de alta corriente, a\u00f1ada un espesor de cobre local de 3 a 6 oz. Utilice un dise\u00f1o de cobre escalonado.<\/li>\n<\/ul>\n\n\n\n<h2 class=\"wp-block-heading\">3. Consejos de refrigeraci\u00f3n<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Normas de disposici\u00f3n de las piezas<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Coloque las piezas calientes (MOSFET de potencia, reguladores de tensi\u00f3n, circuitos integrados controladores) repartidas. No deje que el calor se acumule en un solo punto.<\/li>\n\n\n\n<li>Mantenga las piezas sensibles (cristales, ADC) a una distancia m\u00ednima de 5 mm de las fuentes de calor. Si es necesario, a\u00f1ada ranuras de aislamiento t\u00e9rmico.<\/li>\n\n\n\n<li>Coloque las piezas de alta potencia cerca de los bordes de la placa o cerca de lugares donde se pueda montar un disipador.<\/li>\n<\/ul>\n\n\n\n<h3 class=\"wp-block-heading\">Dise\u00f1o del canal t\u00e9rmico<\/h3>\n\n\n\n<p>Un buen ejemplo de trayectoria t\u00e9rmica:<\/p>\n\n\n\n<pre class=\"wp-block-code\"><code>[IC de potencia] \u2192 [Conjunto de v\u00edas t\u00e9rmicas] \u2192 [Plano de cobre interior] \u2192 [Almohadilla t\u00e9rmica del borde de la placa].\n          \u2198 [Disipador t\u00e9rmico externo]\n<\/code><\/pre>\n\n\n\n<p>La trayectoria muestra el calor desde el circuito integrado a las v\u00edas, luego al cobre interno y, por \u00faltimo, al borde de la placa o a un disipador t\u00e9rmico externo.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">4. Vertido de cobre y mejoras t\u00e9rmicas del cobre<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Optimizaci\u00f3n de la colada de cobre<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Cree \u00e1reas de cobre s\u00f3lido bajo las piezas de potencia. Haga que el \u00e1rea de cobre sea al menos tres veces el \u00e1rea de la pieza.<\/li>\n\n\n\n<li>Siempre que sea posible, utilice mallas de cobre. La malla reduce el estr\u00e9s t\u00e9rmico. Enlace la malla con muchas v\u00edas.<\/li>\n<\/ul>\n\n\n\n<h3 class=\"wp-block-heading\">Estructuras especiales de cobre<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Utilice almohadillas de alivio t\u00e9rmico en los taladros pasantes o almohadillas de llave para evitar juntas de soldadura fr\u00edas.<\/li>\n\n\n\n<li>Para regiones de muy alta potencia, utilice la tecnolog\u00eda de incrustaci\u00f3n de cobre. Matriz de v\u00edas para la transferencia de calor<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Dise\u00f1o de matrices<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Utilizaci\u00f3n de matrices de v\u00edas bajo fuentes de calor. Tama\u00f1o t\u00edpico del orificio de la v\u00eda: 0,3 \u00b1 0,05 mm. Este tama\u00f1o equilibra la transferencia de calor y la facilidad de fabricaci\u00f3n.<\/li>\n\n\n\n<li>Paso de la v\u00eda: de 1,5 a 2 veces el di\u00e1metro de la v\u00eda. Las matrices deben tener una escala m\u00ednima de 5 \u00d7 5.<\/li>\n\n\n\n<li>Esquema de llenado:\n<ul class=\"wp-block-list\">\n<li>Coste anterior: utilizar v\u00edas rellenas de resina.<\/li>\n\n\n\n<li>Para obtener la mejor transferencia t\u00e9rmica: utilice v\u00edas rellenas con galvanoplastia. Esto puede aumentar la transferencia t\u00e9rmica en m\u00e1s de 40%.<\/li>\n<\/ul>\n<\/li>\n<\/ul>\n\n\n\n<h3 class=\"wp-block-heading\">Estrategia de conexi\u00f3n<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Para placas multicapa, haga que las v\u00edas atraviesen todos los planos de potencia y tierra.<\/li>\n\n\n\n<li>Para placas de una cara, a\u00f1ada islas de cobre y grupos de v\u00edas en la parte posterior para facilitar la evacuaci\u00f3n del calor.<\/li>\n<\/ul>\n\n\n\n<h2 class=\"wp-block-heading\">6. Refrigeraci\u00f3n externa e integraci\u00f3n a nivel de placa<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Integraci\u00f3n de refrigeraci\u00f3n a nivel de placa<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Deje agujeros para el montaje del disipador. Utilice tornillos M3 con una holgura de 1 mm.<\/li>\n\n\n\n<li>Haga ventanas debajo de las piezas de potencia en la m\u00e1scara de soldadura (<a href=\"https:\/\/flj-pcb.com\/es\/pcba-manual-soldering-best-practices\/\" data-type=\"post\" data-id=\"4614\">m\u00e1scara de soldadura<\/a> ventana definida) para mejorar la interfaz t\u00e9rmica.<\/li>\n<\/ul>\n\n\n\n<h3 class=\"wp-block-heading\">Selecci\u00f3n del material de interfaz<\/h3>\n\n\n\n<figure class=\"wp-block-table\"><table class=\"has-fixed-layout\"><thead><tr><th>Tipo de material<\/th><th>Conductividad t\u00e9rmica (W\/m-K)<\/th><th>Caso pr\u00e1ctico<\/th><\/tr><\/thead><tbody><tr><td>Grasa t\u00e9rmica<\/td><td>1 - 5<\/td><td>Rellenar peque\u00f1os huecos (&lt; 0,1 mm)<\/td><\/tr><tr><td>Almohadillas t\u00e9rmicas<\/td><td>3 - 12<\/td><td>Huecos medianos (0,2 - 1 mm)<\/td><\/tr><tr><td>Material de cambio de fase<\/td><td>5 - 8<\/td><td>Relleno autom\u00e1tico de superficies irregulares<\/td><\/tr><tr><td>Metal l\u00edquido<\/td><td>15 - 80<\/td><td>Casos de muy alta densidad de potencia<\/td><\/tr><\/tbody><\/table><\/figure>\n\n\n\n<p>Elige el material de la interfaz que mejor se adapte al tama\u00f1o del hueco y a la densidad de potencia.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">7. Dise\u00f1o de refrigeraci\u00f3n por aire forzado<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Disposici\u00f3n para adaptarse al flujo de aire<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Alinee las piezas t\u00e9rmicas en la direcci\u00f3n del flujo de aire. Esto evita que se sobrecalienten las piezas situadas aguas abajo.<\/li>\n\n\n\n<li>Deje al menos 3 mm de v\u00eda de aire libre alrededor de las partes altas.<\/li>\n\n\n\n<li>A\u00f1ada conductos a nivel de placa para guiar el flujo de aire y mejorar las v\u00edas de refrigeraci\u00f3n.<\/li>\n<\/ul>\n\n\n\n<h2 class=\"wp-block-heading\">8. Simulaci\u00f3n y verificaci\u00f3n t\u00e9rmica<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Flujo de simulaci\u00f3n<\/h3>\n\n\n\n<p>Sigue estos pasos:<\/p>\n\n\n\n<ol class=\"wp-block-list\">\n<li>Construye un modelo 3D.<\/li>\n\n\n\n<li>Establezca las condiciones l\u00edmite t\u00e9rmicas.<\/li>\n\n\n\n<li>Ejecute el an\u00e1lisis en estado estacionario o transitorio.<\/li>\n\n\n\n<li>Visualice el campo de temperatura.<\/li>\n\n\n\n<li>Compruebe si alg\u00fan punto caliente supera los 85 \u00b0C.\n<ul class=\"wp-block-list\">\n<li>En caso afirmativo, optimiza la distribuci\u00f3n y la refrigeraci\u00f3n.<\/li>\n\n\n\n<li>Si la respuesta es no, emite el informe de riesgo t\u00e9rmico.<\/li>\n<\/ul>\n<\/li>\n<\/ol>\n\n\n\n<p>Herramientas comunes: ANSYS Icepak, FloTHERM XT, Simcenter FLOEFD.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">9. Notas sobre el proceso y cuidados de fabricaci\u00f3n<\/h2>\n\n\n\n<h3 class=\"wp-block-heading\">Fiabilidad de la soldadura<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Evite colocar v\u00edas t\u00e9rmicas directamente en el centro de las almohadillas. En su lugar, utilice patrones de alivio t\u00e9rmico cruzados.<\/li>\n\n\n\n<li>Para la soldadura por ola, rellene o enmascare las v\u00edas t\u00e9rmicas en el lado del componente para evitar que la soldadura fluya a trav\u00e9s de ellas.<\/li>\n<\/ul>\n\n\n\n<h3 class=\"wp-block-heading\">Control de la tensi\u00f3n t\u00e9rmica<\/h3>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Utilice materiales de alta Tg (Tg \u2265 170 \u00b0C) para cumplir las temperaturas de soldadura por reflujo.<\/li>\n\n\n\n<li>Las grandes zonas de cobre deben equilibrarse en ambos lados para evitar el alabeo de la placa.<\/li>\n<\/ul>\n\n\n\n<h2 class=\"wp-block-heading\">10. Reglas clave de dise\u00f1o<\/h2>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Si la densidad de potencia &gt; 0,05 W\/cm\u00b2, debe realizar un dise\u00f1o t\u00e9rmico especial.<\/li>\n\n\n\n<li>Mantenga la temperatura de uni\u00f3n de los componentes (T_j) por debajo del l\u00edmite 80% de la hoja de datos.<\/li>\n\n\n\n<li>Para chips complejos como CPU y FPGA, utilice un modelo matricial de resistencia t\u00e9rmica:<\/li>\n<\/ul>\n\n\n\n<pre class=\"wp-block-code\"><code>T_j = T_a + \u03a3(P_i \u00d7 \u03b8_ji)\n<\/code><\/pre>\n\n\n\n<p>Donde T_j es la temperatura de la uni\u00f3n, T_a es la temperatura ambiente, P_i es la potencia de la fuente i y \u03b8_ji es la resistencia t\u00e9rmica de la fuente i a la uni\u00f3n j. Obtenga \u03b8_ji de la hoja de datos del chip.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">11. Refrigeraci\u00f3n a trav\u00e9s de la propia placa de circuito impreso<\/h2>\n\n\n\n<p>Los materiales de base de las placas de circuito impreso m\u00e1s comunes son el tejido de vidrio epox\u00eddico revestido de cobre o el tejido de vidrio fen\u00f3lico. Hay algunas placas que utilizan placas revestidas de cobre con base de papel. Estos materiales tienen buenas propiedades el\u00e9ctricas y de procesamiento, pero no conducen bien el calor. En el caso de piezas calientes, no se puede confiar en que la resina de la placa de circuito impreso transporte el calor. El calor debe pasar de la superficie de la pieza al aire.<\/p>\n\n\n\n<p>Hoy en d\u00eda, la electr\u00f3nica es m\u00e1s compacta. Las piezas est\u00e1n muy juntas y producen m\u00e1s calor. Una superficie peque\u00f1a no basta para refrigerar las piezas. Adem\u00e1s, muchas piezas de montaje superficial como QFP y <a href=\"https:\/\/flj-pcb.com\/es\/pcb-assembly\/bga-assmebly\/\" data-type=\"page\" data-id=\"1921\">BGA<\/a> pasar el calor a la placa de circuito impreso. Por tanto, la mejor soluci\u00f3n es mejorar la propia capacidad del circuito impreso para evacuar el calor. Deje que el PCB conduzca o emita el calor.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Selecci\u00f3n del embalaje de las piezas<\/h3>\n\n\n\n<ol class=\"wp-block-list\">\n<li>Cuando planifique el dise\u00f1o t\u00e9rmico, lea los datos del envase y sus especificaciones de conducci\u00f3n t\u00e9rmica.<\/li>\n\n\n\n<li>Proporcione una buena trayectoria t\u00e9rmica entre el paquete y la placa.<\/li>\n\n\n\n<li>Evite los espacios de aire en el recorrido t\u00e9rmico. Si existen huecos, rell\u00e9nelos con materiales t\u00e9rmicos.<\/li>\n<\/ol>\n\n\n\n<h2 class=\"wp-block-heading\">12. La idea central: Minimizar la resistencia t\u00e9rmica<\/h2>\n\n\n\n<p>El dise\u00f1o t\u00e9rmico consiste en reducir al m\u00e1ximo la resistencia t\u00e9rmica. Utiliza estas t\u00e1cticas:<\/p>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Menor resistencia a la conducci\u00f3n: cobre m\u00e1s grueso, materiales de base t\u00e9rmica elevada.<\/li>\n\n\n\n<li>Acorte los trayectos t\u00e9rmicos: utilice v\u00edas que vayan directamente a los disipadores o planos de cobre internos.<\/li>\n\n\n\n<li>Aumentar la superficie: ampliar los vaciados de cobre y a\u00f1adir aletas.<\/li>\n\n\n\n<li>Mejorar el intercambio t\u00e9rmico: utilizar aire forzado o refrigeraci\u00f3n l\u00edquida.<\/li>\n<\/ul>\n\n\n\n<figure class=\"wp-block-image size-full\"><img decoding=\"async\" width=\"800\" height=\"459\" src=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2026\/01\/PCB-Thermal-Simulation.webp\" alt=\"PCB Thermal Simulation\" class=\"wp-image-4638\" srcset=\"https:\/\/flj-pcb.com\/wp-content\/uploads\/2026\/01\/PCB-Thermal-Simulation.webp 800w, https:\/\/flj-pcb.com\/wp-content\/uploads\/2026\/01\/PCB-Thermal-Simulation-300x172.webp 300w, https:\/\/flj-pcb.com\/wp-content\/uploads\/2026\/01\/PCB-Thermal-Simulation-768x441.webp 768w, https:\/\/flj-pcb.com\/wp-content\/uploads\/2026\/01\/PCB-Thermal-Simulation-18x10.webp 18w\" sizes=\"(max-width: 800px) 100vw, 800px\" \/><\/figure>\n\n\n\n<p>En los dise\u00f1os reales, hay que equilibrar el coste, el espacio y la fabricabilidad. Pruebe muchas opciones y utilice la simulaci\u00f3n para cada una de ellas. En los prototipos, deje varias opciones de refrigeraci\u00f3n en la placa. Por ejemplo: agujeros para montar el disipador, puntos de prueba del termopar y un conector para el ventilador. Esto facilita el ajuste.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">13. Notas finales<\/h2>\n\n\n\n<p>Un buen dise\u00f1o t\u00e9rmico utiliza tanto reglas de disposici\u00f3n como opciones de placa. Utilice una colocaci\u00f3n cuidadosa de las piezas, cobre ancho, matrices de v\u00edas y buenos materiales de interfaz. Realice pruebas con simulaciones t\u00e9rmicas y prototipos reales. Mantenga las temperaturas de uni\u00f3n de las piezas por debajo de los l\u00edmites de la hoja de datos. Planifique los puntos de servicio y prueba.
